Abstract
在至少一些实施例中,适合在超过200℃的温度处使用的电子装置可以包括制造在碳化硅衬底上的集成电路,以及厚钝化层。在其它的实施例中,适合在超过200℃的温度处使用的电子装置可以包括由位于蓝宝石衬底上的硅形成的集成电路,以及厚钝化层。该电子装置可以在碳氢化合物钻井和开采操作的情形中实施。

背景技术
现代石油钻井和开采作业需要关于井下参数和条件的大量信息。这种参数通常包括由钻孔穿过的泥土信息的特性,连同和钻孔本身的尺寸和结构有关的数据。可以通过几种方法实现关于钻孔条件的信息的收集,这种信息的收集通常被称为“测井(logging)”。
在通常的电缆(wireline)测井中,在已经钻了井的一部分或者全部之后,将包含构造(formation)传感器的探测器(probe)(或者“探测仪(sonde)”)放入到钻孔下面。使用构造传感器确定由钻孔穿过的构造的某些特性。探测仪的上端连接到在钻孔中悬挂探测仪的导电电缆。电能通过导电电缆传输到探测仪中的仪器。相反,探测仪中的仪器使用通过电缆传输的电信号向地面传输信息。
测井的可选方法是在钻井过程中收集数据。在钻井过程中收集和处理数据消除了摘下钻井组件以插入电缆测井工具的必要性。因此,允许钻孔者根据需要进行精确的修正或者校正,以优化性能,同时将时间降低为最短。“测量-同时-钻井”(MWD)是用于测量关于钻井组件的移动和位置的井下条件而同时继续钻井的术语。“测井-同时-钻井”(LWD)是用于类似技术的术语,其更集中对构造参数的测量。当在MWD和LWD之间可能存在区别时,通常互换地使用术语MWD和LWD。为了该公开的目的,术语LWD将被使用,并被理解成该术语包含构造参数的收集和关于钻井组件的移动和位置信息的收集两者。
在LWD系统中,传感器通常位于钻柱(dirll string)的下端。更特别地是,井下传感器通常放置在钻头(dirll bit)附近的圆柱钻铤(dirll collar)中。当钻井正在进行时,这些传感器连续或者间断地监控预定的参数和构造数据,并通过某些形式的遥感技术将信息传输到地面检测器。可选地,可以在存储数据的同时把传感器向下钻进,并且后来当重新收回钻柱时,在地面恢复这些数据。
一旦已经完成对井的钻孔之后,可以使用井产生碳氢化合物(hydrocarbon)。井孔可以用壳体衬里,以避免倒塌。可以对壳体在某些区域打孔,以允许碳氢化合物从构造进入井孔。通过碳氢化合物进入井孔的壳体可以降低生产油管的管柱。尤其是,在多个水平面(level)或者位置(在竖直井的情况中)打孔壳体之处,仪器可以连接到生产油管,以确定进入井孔的碳氢化合物的位置、类型和量。可以把仪器额外配置成执行控制操作,以在所选择的井孔区域中限制或者增强流动。
另外、或者可选地,可以使用已完成的井进行地震的数据收集和长期的油藏(reservoir)监测。通常,沿着井的长度设置传感器阵列,并固定在适当的位置。遥感勘测系统收集进入到中心(地面)设备的传感器数据,在该中心设备处可以处理数据,以提取所需的信息。
随着钻井技术的改进,钻出了更深的井。在更深的井中压力和温度显著变高。在接近200摄氏度的温度时,现有电子技术的性能降低或者失效。人们所期望的是产生适合在温度接近200℃或者更理想的是超过200℃时使用的数据采集系统。
发明内容
在一些实施例中,在高温可以操作的电子装置可以包括装配在碳化硅衬底上的集成电路。每个电子装置还可以包括厚的钝化层。在可选实施例中,在高温可以操作的电子装置可以包括装配在蓝宝石衬底上的集成电路和厚的钝化层。集成电路可以包括振荡器、逻辑门、模数转换器、数模转换器、采样和保持电路、充电耦合延迟线和运算放大器。可以把电子装置配置成用于在高温环境中读出、存储和处理数据的单元中,用于延长期限的时间。可以把电子装置配置成用于碳氢化合物钻井和开采作业。

在贯穿下述的说明书和权利要求中使用某些术语,以指代特殊的系统元件和结构。如本领域技术人员将理解的那样,商号(companies)可能指的是不同名称的元件。该文献不希望在名称不同而功能相同的元件之间进行区别。在下述的讨论和在

具体描述
本发明的实施例提供了能够在高温环境中运行的基本电子电路。在至少一些实施例中,这些电子电路可以形成为制造在碳化硅(SiC)衬底上的集成电路。可选地,这些电子电路可以形成为制造在蓝宝石衬底(这里称作蓝宝石上硅或者SOS技术)上的集成电路。这些电子电路可以包括振荡器、逻辑门、模数转换器、数模转换器、采样和保持电路、充电耦合延迟线和运算放大器。而且,可以应用多种技术以减少高温可能对电子电路的负面影响(例如,电迁移、泄漏电流、材料老化)。例如,上面所述的集成电路实施例可以应用厚的钝化层、围绕敏感电路的保护环、减少金属腐蚀的密封环,和降低电流密度的金属互联。这些电子电路还可以用作构建块(buliding block),用于例如能够在高温中用于延长期限的时间(例如大于一个星期)的存储器和处理器的电子装置。
在至少一些实施例中,可以把电子电路和电子装置配置用于在例如钻孔工具的工具中使用,由此允许该工具在高温环境中工作。例如,这些电子电路可以行使这些功能,即,感知和工具或者环境有关的参数(例如,温度、振动、加速),并提供在高温环境中处理、存储和数据传输能力。
现在回到附图,图1A示出了使用SOS技术构造的补充金属氧化物半导体(CMOS)反相器的示意性横截面图。反相器包括两个晶体管,每个构造成蓝宝石衬底102上的绝缘岛(isolated island)。第一晶体管包括在两个n+掺杂区104、108之间的p掺杂区106。第二个晶体管包括在两个p+掺杂区110、114之间的n掺杂区112。区106和112是有源区,并分别通过相应的隔离氧化物层116、118与相应的栅极电极120、122隔开。当给栅极120施加正电压时,在有源区106中形成沟道,由此,将电极124电与中心电极126相耦合。施加到栅极122的类似电压消除了区112中的沟道,由此使中心电极126和电极128相隔离。相反,当从栅极120和122去除正电压时,区106中的沟道消失,同时区112中的沟道112重新形成。由此,中心电极126与电极124相隔离并耦合到电极128。如果使电极124耦合到地,并且使电极128耦合到正电源电压,驱动到中心电极126的电压是栅极电极上的数字反相电压。
注意,没有按比例画出集成电路的这些和其它的横截面图。通常,晶片衬底大约是1mm厚,而半导电层可以(例如)是10-8到10-4m厚。导电层的厚度可以是大约10-100nm厚。
通过产生晶体管作为绝缘衬底上的岛,消除了杂散的(stray)泄漏路径。这些电流路径是在高温时性能降低或者失效的首要根源,并且它们的消除允许在远远高于其他可能的温度时的操作。
图1B示出了使用不同SOS技术的CMOS反相器的示意性横截面图。在该方法中,半导电层130横跨蓝宝石衬底102的表面而存在。以和前面同样的方式形成晶体管,它们在薄半导电层130中间被隔开,而不是绝缘的岛。现在必须通过厚绝缘层132使互联晶体管的导体(例如中心电极132)与半导电层的中间区隔开,以避免产生不想要的沟道和电流泄漏路径。然而,由于在衬底上泄漏路径的消除,相对于块硅上的装置,该SOS技术中装置的性能仍然得到显著改善。另外,通过使用沟(trench)、保护环(guard ring)和其它结构,可以进一步增强性能,以减少或者消除通过半导电层130的泄漏。(保护环是围绕敏感区的导电结构。该结构保持在和敏感区接近或相同的电势处,以减少电场梯度,由此减少泄漏电流)。
可以设计在高温运行的电子装置,以抵消高温导致的环境影响(除了泄漏电流之外)。例如,可以期望在高温环境中在长时期内设置的电子组件遭遇“除气(outgassing)”效应。除气是从用于构成电子组件的材料中排放出化学气体。例如,塑料和粘接剂可能包含在高温时汽化的残留溶剂。其它的材料可能开始(缓慢地)分解。对于腐蚀的和外来的化学品种的形成是不平常的。如果得不到充分的保护,集成电路可能尤其易受到退化的影响。
图1C示出了一种形式的保护:设置在集成电路管芯(die)的有源表面上的厚钝化层150。钝化层可以是氧化物或者氮化物材料。在一种实施中,钝化层包括大约5000埃的掺磷SiO2,用大约15000埃的Si3N4覆盖。因此,厚钝化层是至少2微米(大约)或更厚。为了在高温环境中长期使用,人们可能期望将钝化层厚度增加到大约6微米。
图22示出了另一种形式的保护:围绕每个管芯的宽密封环242。如图22所示,在每个晶片上制造很多集成电路240。在制造之后,锯沿着切割道(cutting lane)244切割晶片,以形成集成电路管芯。(可以使用粘接性的基底材料以在切割操作中把管芯保持在适当的位置。)切割操作通常损坏集成电路管芯的边缘,例如通过产生碎片、小的破裂,和/或在钝化层和晶片衬底之间疲劳的粘接。这些损坏特性的每一个都可能增加管芯的易损性,使除气效应退化。因此,可以提供宽密封环以增加粘接区,并增加集成电路与损坏的边缘的分离,该损坏的边缘由放置在粘接带上(把管芯保持在适当的位置)的晶片单体(singulation)导致。在一个实施例中,密封环宽度至少是切割道244的宽度的两倍。
图2A示出了使用SiC技术构成的补充金属氧化物半导体(CMOS)反相器的示意性横截面图。反相器包括制造在碳化硅衬底102的表面上的两个晶体管。第一晶体管包括在两个n+掺杂区104、108之间的碳化硅的p掺杂区106。第二晶体管包括在两个p+掺杂区110、114之间的n掺杂区112。区106和112是有源区,并分别通过相应的隔离氧化物层116、118与相应的栅极电极120、122隔开。当给栅极120施加正电压时,在有源区106中形成沟道,由此将电极124电耦合到中心电极126。施加给栅极122的类似电极消除了区112中的沟道,由此使中心电极126与电极128隔离。相反,当从栅极120和122去除正电压时,区106中的沟道消失,同时区112中的沟道112重新形成。由此,中心电极126与电极124隔离并耦合到电极128。如果电极124耦合到地,并且电极128耦合到正电源电压,则驱动中心电极126的电压是栅极上的数字反相电压。
注意,没有按比例画出集成电路的这些和其它的横截面图。通常,晶片衬底大约是1mm厚,而扩散掺杂区可以(例如)是10-8到10-4m厚。导电层的厚度可以在大约10-100nm厚,并且隔离层的厚度可以从几纳米到几微米。
碳化硅的大能带间隙(large energy band gap)减小了泄漏电流,并允许在比硅更高的温度时集成电路的操作。另外,通过使用沟、保护环(即,围绕敏感区的导电结构)和其它结构可以进一步增强性能,以进一步减少或者消除泄漏电流。该结构被保持于和敏感区接近或相同的电势,以减少电场梯度,由此减少泄漏电流。
图2B示出了图2A的SiC装置,具有设置在集成电路管芯的有源表面上的厚钝化层202,以保护免受除气导致的退化。钝化层可以是氧化物或者氮化物材料。在一个实施中,钝化层包括大约5000埃的掺磷SiO2,用大约15000埃的Si3N4覆盖。因此,厚钝化层至少是2微米(大约)或更厚。为了在高温环境中长期使用,人们可能期望将钝化层厚度增加到大约6微米。还可以使用密封环,以提供对免受除气效应的增强保护。
在高温时的另一个环境效应是增强的电迁移。电迁移是由电子流动导致的金属原子的移动。电迁移可以导致集成电路内互联的减弱(thinning)和分离。保护免受电迁移的一种形式是受限的电流密度。可以设计集成电路以在更低的电流(例如,更慢的)上运行,或者可以设计具有较大的横截面积的互联,以降低电流密度。在一些实施例中,集成电路可以实现金属互联,即使当集成电路运行在高温(超过200摄氏度)时,该互联也限制电流密度低于预定水平。在常规电路中,已经观测到高于105A/cm2的电流密度时金属互联中的电迁移。在更高温度时可以期望该值降低,并可以取决于用于制造这种互联的金属或者合金。然而,可以期望在范围5×103A/cm2到5×1O4A/cm2的范围中建立电流密度限制,以消除作为性能退化或者装置故障原因导致的电迁移。为了限制电流密度,可以把集成电路设计成运行在更低电流(例如很慢),或者可以设计具有更大的横截面积的互联。例如,可以将互联制造成比常规互联宽2到5倍和厚2到3倍,以降低电流密度。
图3A示出了可以使用SiC或者SOS技术实现的CMOS反相器的电示意图。该反相器包括两个晶体管302、304。晶体管302是具有p型有源区(PMOS)的MOS晶体管,而晶体管304是具有n型有源区(NMOS)的MOS晶体管。该晶体结构将节点A的数字反相电压驱动到节点B上。图3B示出了用于反相器的电气符号306。
图4示出了反相器环形振荡器的例子。使用串联的奇数个反相器306构成振荡器。把电源施加到串联,以在节点C处产生振荡信号。可以将反相器设计成热敏的,或者可选择地,可以将它们扩大为在反相器之间具有热敏元件。在该设计中,振荡频率是热敏的,允许反相器环可以用作温度传感器。在钻头的情形(图16)中,可以从传感器1616接收到振荡传感器信号,并通过遥感勘测组件1618进行无线传输。可选地,传感器可以直接耦合到天线,以传输没有干涉的振荡信号。在其它的实施例中,可以将反相器环设计成除了随温度敏感之外对于参数也是敏感的。
反相器环传感器可以是简单和坚固的。然而,它们可能不适合作为高精度的传感器。对于高精度传感,可以优选数字数据采集和处理。数字数据采集电路的成份包括参考电压、采样和保持电路和模数转换器(ADC)。充电耦合延迟线和数字存储器还可以证明是有用的。在下述的讨论中,提供具有多种结构的所选元件的例子。
图5示出了适合在高温时使用高精度温度补偿参考电压。参考电压可以适于由地热工具、智能传感器接口节点遥感勘测(STINT)系统、电缆测井工具、MWD工具和在应用模数转换的高温环境中使用的任何工具来使用。参考电压包括第一级参考电压源502,例如带隙电路或者温度补偿的齐纳二极管。所给出的两个例子都包括具有正温度系数的的温度补偿元件,以补偿在第一级参考源的负温度系数。分接(tapping)该元件允许确定温度指示电压。
在图5中的第一级参考电压源502是温度补偿的齐纳二极管源,具有和正向偏压二极管串联的齐纳二极管504。(跨在二极管两端的电压充当我们的温度指示电压。)当电流源508施加到第一级源502时,在节点510产生第一级参考电压。模数转换器(ADC)514从节点512采样温度指示电压,并数字化该值,优选采用16位的分辨率。施加该数字值作为非易失存储器516的地址。在产品配置时的校准处理过程中确定的补偿值填入存储器516。将用于测量的温度指示电压的补偿值施加于产生模拟补偿电压的数模转换器(DAC)518。(同样,可以优选16位的精度。)累加电路520由第一级参考电压和补偿电压产生高精度参考电压。可以使用高精度参考电压驱动电流源508,并可以充当用于ADC 514和DAC 518的参考。
图6示出了采样和保持电路的例子。当使用SiC技术实现时,期望采样和保持电路的性能显著好于由于在SiC电路中固有存在的低泄漏电流导致的可比较的(comparable)硅电路的性能。
通过运算放大器604在节点602缓冲输入信号电压。施加到节点610的栅极信号在“断开”和“闭合”状态之间切换栅极晶体管606。当栅极晶体管606在导电状态时,运算放大器604将缓冲电压驱动到电容器608上。当栅极晶体管处于不导电时,电容器电压608冻结,即,采样的输入电压是“保持的”。电容器608可以是片上电容器,或者用于延伸的保持应用,电容器608可以是和非片上(off-chip)电容器并联连接的片上电容器。另一个运算放大器612缓冲电容电压,把指示电容电压的电压提供给输出信号节点614。
图7A示出了使用SiC技术实现的充电耦合延迟线。SiC晶片102被提供有具有围绕p掺杂碳化硅的有源区的n+掺杂碳化硅的终端区的装置结构。“负载”电极702耦合到一个终端区,“非负载”电极704耦合到另一个终端区。在终端区之间是由栅绝缘体706从有源区隔开的一系列栅极708-720。当以适当的顺序驱动时,电荷从栅极到栅极流通,并最终传送到非负载的电极,在那里可以测量电荷。可以控制驱动顺序以产生可编程的延迟。在下述的表格中示出示意性的驱动顺序,其中“B”表示保持在栅极下的电荷可以忽略时的缓冲电压(例如5伏),“H”表示电荷存储在栅极下时的保持电压(例如10伏),以及“P”表示从相邻栅极下拉起(pull)电荷时的流通(pass)电压(例如15伏)。

每个栅极(除了与终端区相邻的栅极之外)经过九步电压顺序从前述的栅极拉到电荷,短暂保持电荷,将电荷传递到下一个栅极,并且当上述栅极聚集电荷时充当缓冲器。和终端相邻的栅极可以作为阀运行,从不拉出电荷,但是只允许电荷传递到终端电极(或从终端电极进行传递)。
充电耦合延迟线可以工作在特高频,例如,控制顺序可以在射频上记时(clock),而不显著减弱性能。在另一个极端,充电耦合延迟可以工作在特低频。控制顺序甚至可以长时间地停止在步骤3、6或者9,以在延迟线中存储电荷。该结构允许把延迟线用作低复杂性的模拟存储器。因此,例如,低复杂性传感器可以包括传感器、简单放大器和适当计时的延迟线,该延迟线存储由传感器进行的一系列测量。然后,可以把该传感器物理地传输到中心设施,在该中心设施处恢复测量值,转换成数字值,并在那之后进行常规的数字信号处理。
图7B示出了使用SOS技术实施的充电耦合延迟线。蓝宝石晶片102配备有半导电层130,该半导电层130具有围绕p掺杂硅有源区的n+掺杂硅终端区。“负载”电极702耦合到一个终端区,而“非负载”电极704耦合到另一个终端区。在终端电极之间是由栅极绝缘体706从有源区隔开的一系列栅极708-720。图7B的充电耦合延迟线的工作和上述图7A的充电耦合延迟线的工作相同或者类似。
可以使用SiC或者SOS技术实施微机械电子系统(MEMS)技术。图8A和8B示出了可以用作加速或者振动传感器的悬臂的例子。可以对蓝宝石晶片102形成图案并化学刻蚀,以产生具有上电极804的悬臂802。图8A示出了侧视图,而图8B示出了悬臂结构的端(end-on)视图。在图8B中,示出侧壁电极806。当装置经受加速时,悬臂802稍微偏斜。偏斜可以被检测为上电极804和侧电极806之间电容的变化。在Julian W.Gardner等人的Microsensors,MEMS and Smart Devices,2001 Wiley§Sons中描述了用于块硅的多种构造技术和传感器结构,其在这里引作参考。除了加速计,还可以使用MEMS技术制造压力传感器、陀螺仪、温度传感器、热阵列等。传感器结构可以基于以下(在例子中):转动检测、扭力检测、横向或者垂直悬臂结构,和电容、电感、电阻和光学传感器。
SiC和SOS技术提供高温时的性能优势。然而,作为新的技术,SiC和SOS管芯可能遭受相对大量的制造缺陷。换句话说,缺陷密度可以足够高,而使得制造大而复杂的集成电路不可能。收益(yield)率(正确行使功能的装置的部分)强烈地依赖于集成电路管芯的尺寸。大管芯尺寸实际上保证了在每个管芯上缺陷的存在,彻底地降低了收益率(yield)。如果严格限制管芯尺寸,则现存的SiC和SOS制造技术可以提供可接受的收益率。给出这些收益率限制,例如高性能处理器和计算机复杂电路可能和分区设计,即分区的设计一样可行,使得每片(piece)能够适配到预定尺寸的管芯上,并使得整个设计可以通过把功能管芯接入到混合电路中(例如多芯片模块)进行构建。
图9示出了允许使用制造技术、以产生适用于高温环境的复杂电子组件902的示意性分区。组件902可以包括处理器904,其被分割成用于从存储器取回指令和数据,以及从寄存器取回数据的取数(fetch)模块906,用于存储中间计算值的寄存器模块908,用于根据指令处理数据的执行模块910,和用于存储来自寄存器和存储器中的执行模块的结果的提交(commit)模块912。每个模块都可以在独立的管芯上,并耦合在一起以形成处理器904。组件902还可以包括用于处理器所需要的数据和指令的高速缓存模块914,用于将高速缓存和处理器耦合到其它系统元件的总线接口模块916,用于存储软件和数据的存储器模块918,用于把组件耦合到外计算机组件的网络接口模块920,用于控制传感器和采集传感器数据的数据采集模块922,用于给驱动器和传感器供电的驱动模块924,用于放大和检测来自传感器的信号的传感器模块926,和用于多个参数的中间感知的微机械电子系统(MEMS)模块928。每个模块可以在独立的管芯上,并耦合在一起以形成电子组件902。
图23示出了用于确定大电路的最佳分区的示意性方法。该方法可以嵌在由计算机执行的软件程序中。在块252中,获得最初的电路设计。可以使用任何一种可用的集成电路设计描述语言,以展示电路设计,并把电路设计存储在电子文件中。在块252中,电路设计可以是预存的计算机文件,其通过执行该方法的计算机进行访问。在块254中,确定通过电路设计获得的表面面积。在块256中,根据所需表面面积上的至少一部分,估计收益率(即,制造好的没有故障的集成电路的部分)。在一个实施例中,可以使用Murphy的模型估计收益率Y:
其中A是对点故障敏感的电路面积,而D是点故障的密度。其它的收益率模型也存在并可以使用。
在块258,计算用于组件芯片的费用。该费用可能包括每个晶片的处理费用除以每晶片的无故障管芯的平均数量,并还可以包括用于无故障管芯的包装(packaging)费用。在块260到272中,确定用于具有变化数量的芯片的芯片组的费用。当在芯片组中的芯片数量增加时,总费用可能降低,但是当包装费用变成主要因素时,总费用还是将最终增加。因此,在块260到272中执行的操作设法识别最小化芯片组费用的点。注意,在块258中确定的费用可能是最小的费用,但是当故障密度高、并且电路设计需要相当大的面积时,不应当期望这个。
在块260中,将电路设计分成需要较小有源区的两个电路。分区操作试图让相对等尺寸的电路部分符合这些部分是模块化的(modular),即,这些部分具有有限数量的互联。通过可用于管芯表面上的连接焊盘(pad)可用的有限空间实现对互联数量的限制。(由于连接焊盘的需求,用于分区电路的总的表面积可能较大,但是连接焊盘很大程度上不敏感于制造缺陷,并由此将只是最低程度地影响收益率计算。)
在块264中,确定对于每个电路分区所需要的面积。在块268中,确定用于每个电路分区的收益率。在块270中,确定用于每个芯片的成本(如在块258中那样),并计算成本总和以确定芯片组成本。在块272中,将当前的成本和以前的成本进行比较。如果当前成本较高,那么以前的成本是最小的芯片组成本,并由此应当分区该电路。因此,控制进入到块276,在那里制造最优化的分区芯片组。
如果当前成本低于以前的成本,那么控制从块274进入到块262,在那里重新分区电路设计,以获得具有更大数量芯片的芯片组设置。重复块262-274,直到成本开始升高,由此表明已经确定了最小的成本。
为了提供所需功能,将芯片组中的芯片电耦合在一起。图10示出了安装在芯片板1004上的多个组件集成电路芯片1002。示出连接到连接器1006的电路板1004,该连接器适于将电路板1004连接到可以连接到其它电路板的工具(tool)总线。还连接到电路板1004的是适于将电路板连接到传感器和执行器的连接器1008,传感器和执行器可以独立地受到电路板的控制。电路板1004提供对组件芯片1002、连接器1006、1008和连接到该板的其它组件的物理支撑和电互连。
每个芯片组件1002可以采用多芯片模块的形式,即,组件具有在其上安装多个集成电路管芯的衬底。该衬底在多个管芯之间以及管芯和外部引脚或者焊盘之间提供物理支撑和电互连。
很多集成电路遭受适度升高温度(例如,150℃)时的性能退化或者故障,然而在这种温度下其它集成电路可以继续令人满意地运行。在适度升高温度时可能需要长时间安装的多种电路中,继续运行是不必要的。而是,可能需要只是暂时地、并且不频繁地访问电路的某些部分,例如,在电源接通和复位事件中可能只需要访问非易失性程序存储器。在不频繁的校准事件中,可能只需要参考电压。在这种电路中,可以局部化冷却效果,以调节需要冷却的电路部分。而且,可以仅仅当需要温度敏感电路的操作时进行冷却。在这种电路中,可以直接在管芯或者包含温度敏感电路的组件上进行冷却操作,大大降低需要冷却的热质量。另外,由于冷却操作可能是短暂和不频繁的,所以冷却系统可以较小,并可以减小散热片的尺寸或者除去散热片。以这种方式,可以显著减小电子制冷所需的尺寸和电源需求。
图11A示出了具有衬底1102的示意性多芯片模块(MCM),该衬底具有用于外部电连接的焊盘1104。还可以在衬底1102的另一侧设置用于内部连接的电路径和焊盘。在图11A中,示出“倒装芯片”结构的集成电路管芯1108。在该结构中,焊球(ball)1106连接到管芯1108的有源表面,并且这些球相对衬底1102上的配合球(mating ball)或者焊盘进行放置。焊球部分熔化,形成物理、导电连接。可以类似地安装其它管芯1110。可以将非导电粘接材料1112引入到管芯1108、1112和衬底1102之间的间隙中,以加强物理连接。还可以使用其它的MCM结构,例如线粘接。
在图11A的MCM中,将Peltier冷却器1114安装在具有热导电粘接剂1116的管芯1108的无源(“背”)表面。Peltier冷却器包括多层嵌入的金属层夹层。当电流从层到层流动时,热量从冷却器的一个表面传输到相对的表面。电极1118连接到冷却的(下)表面,电极1120连接到热的(上)表面。这些电极可以粘接到衬底1102。
根据用于冷却电子装置的多个参数和冷却器的性能,可能不需要专用的散热片。在图11A的MCM中,导热和变形材料1122将Peltier冷却器1114的上表面热耦合到组件盖(cap)1124,其用作组装和散热的双重目的。粘性的粘接剂1126将盖1124连接到衬底1102并密封组件。在一个实施例中,衬底1102包括具有用于互连的有图案的金属层的陶瓷材料。盖1124可以是陶瓷的、塑料的或者金属材料。
图11B示出了多种MCM结构,其中Peltier冷却器1114直接安装在衬底1102上。Peltier冷却器1114直接通过热导体1130冷却管芯1108,用导热粘接剂将该热导体粘接到冷却器1114和管芯1108。
管芯1108可以包括闪存(flash memory)和参考电压。闪存通常能够在高于读出和写入电路故障的点的温度处保留信息。当需要访问闪存以读取或者存储数据时,控制器可以给Peltier冷却器供电、并以预定时间间隔暂停。一旦间隔时间结束,控制器可以进行必要的存储器访问并给冷却器断电。可以使用易失性存储器来缓冲从闪存传输和传输到闪存的数据,由此减少访问非易失存储器的频率。
可以以类似的方式温度控制参考电压。也就是,控制器可以给Peltier冷却器供电,以临时调节参考电压的温度,并以预定时间间隔暂停,以允许在用参考电压进行校准操作之前,稳定参考电压的温度。通过限制所使用的温度范围可以增加参考电压的精确度。控制器可以在不使用参考电压时给冷却器断电。通过使用不同的半导体技术可以减少或者消除对冷却的必要。通过使不同掺杂的硅区域彼此相接触、以产生耗尽区,而形成晶体管和其它集成电路元件。当装置温度升高时,热激发的电子在耗尽区产生杂散电流载子。该杂散电流载子导致泄漏电流流到应该由这些耗尽区隔离的区域、或者从该区域流出。泄漏电流作为温度的函数快速增大,并且在高温时,泄漏电流可能相当大。对于多种原因而言,大的泄漏电流都是有害的。泄漏电流引起附加的热量耗散,其还可能升高温度,并由此另外增大泄漏电流。泄漏电流将实质上增大集成电路的功耗。泄漏电流通常降低集成电路的性能,并且在某些温度时,将造成电路不能运行。最终,泄漏电流增加集成电路元件之间无意的和不期望的相互干扰的可能性。共扰(common interaction)的一个例子是“锁定(latchup)”效应,其中,在具有失控(runaway)效应的不同晶体管之间形成电流路径,失控效应导致通常有可能只能通过使电路断电来中断的大电流。
不是依赖于来自硅晶片的管芯,而是集成电路可以制造在碳化硅晶片上。碳化硅具有比硅更大的能带间隙,使得对于热激发电子而言更难产生杂散电流载子。这种相对的抗扰性显著地降低了集成电路中的泄漏电流。当利用适当设计的装置形成图案时,碳化硅(SiC)晶片可以适于构成在高温运行良好的电子装置。因此,这些装置将适用于高温环境。
可选地,集成电路可以制造在电绝缘晶片上。通过使有源装置区和晶片块分离,耗尽区的尺寸大大减小,而泄漏电流相应地减小。这种绝缘晶片可以包括在电路和晶片衬底块之间具有绝缘层的块硅晶片。然而,在这种绝缘结构中,在制造集成电路的过程中存在需要形成和保护绝缘层的附加步骤。而且,在这种结构中,保留了和晶片块的电容耦合,该晶片块影响功耗并限制集成电路的运行速度。为了在井下应用,可以优选使用绝缘材料块的晶片。例如,蓝宝石是可以形成于单晶晶片中、并设置有半导电表面层的绝缘材料。具有薄硅表面层的蓝宝石晶片在市场可以买到。当用适当设计的装置形成图案时,蓝宝石上的硅(SOS)晶片可以适于构成在高温运行良好的电子装置。
图12示出了可以用于实现分区设计的多芯片模块1102。每个管芯1202、1204、1206可以具有总体设计的分区部分,并可以在构成多芯片模块1102之前进行测试。由于每个管芯的增强的收益率而导致设计的总成本被大大降低了。
由于SiC和SOS技术允许制造具有最小泄漏电流的装置,所以SiC和SOS技术可以充当模拟存储器的基础。减小的泄漏将使得仅以由于泄漏电流而导致的最小退化而延长电荷的存储。图13示出了包括阵列存储器单元1302的示意性模拟存储器。每个存储器单元包括存取晶体管1304和电容器1306。当插入行线1310时,耦合到插入行线的读取晶体管将电容器耦合到相应的列线1308。在存储操作中,列线给电容器充电,以存储模拟值。在读取操作中,电容器充电共用列线,以可测量的方式改变列线的电势。
模拟存储器接收数字寻址信号、数字读/写信号和一个或者多个双向模拟数据信号。行解码器1312确定由地址信号指示的行线。一个或者多个检测器和驱动电路1314接收读/写信号。当控制信号指示读操作时,检测器和驱动电路在列线上执行感知操作,以测量存储在模拟存储器单元中的电荷,通过确定行线可以实现对该模拟存储器单元的访问。模拟值可以被放大和驱动,成为模拟数据线上的输出信号。其后,检测器和驱动电路可以将存储器单元放电到测量值。当控制信号指示写操作时,检测器和驱动电路缓冲来自模拟数据总线的模拟数据信号值,并将可访问存储器单元中的电容器充电到相对应的值。
尽管泄漏电流较小,但是它们将可以完全被消除。因此,随着时间的过去可以预期所存储模拟值的某些衰减。如果衰减率足够长,那么通过在模拟存储阵列中使用参考单元可以测量这种衰减。在填写剩余存储阵列的同时可以使用一个或者多个所选择的单元,以存储预定模拟值。其后,当读存储器时,可以使用参考单元测量衰减率,并由此可以相应补偿其它存储的模拟值。
如果衰减率稍微大点,那么可以周期地更新每个模拟存储单元。在更新操作中,读出、放大存储的模拟值,以补偿假定的衰减率,并重新存到存储器单元中。可以使用参考存储器单元,以测量通过反复地衰减和更新周期而产生的全部变化,使得当最终读出数据时,可以对在更新操作中积累的不精确进行一些补偿。
图14示出了使用SiC和SOS技术实现的标记装置1402。当使用SiC或SOS技术实现时,这种装置可以在高温环境中工作。标记装置1402包括耦合在电容器的两个板1406和1408之间的电感线圈1404。把电感线圈1404配置成与响应于高频电磁信号的电容器谐振。电源电路1410从谐振获得电能,并向其它装置元件提供电能。盖标记装置还包括无线电收发机模块1412和印刷(printed)偶极天线1414。把无线电收发模块1412配置成检测可能被传输到标记装置1402的指令,并把无线电收发机模块1412进一步配置成通过在偶极1414上的传输进行响应。
标记装置还可以包括用于存储数据的非易失性存储模块1416。无线电收发机1412可以存储收到的数据,以响应检测指令。无线电收发机可以传输所存储数据,以响应另一检测指令。
标记装置1402可以实施为在每一侧上测量(例如)小于5mm的小管芯。不是被组装,而是标记装置可以被钝化层覆盖。当以这种方式构成时,每个标记装置可能花费非常少。标记装置应当能够经受得住并运行在极限压力和高温下。因此,标记装置可以作为信息载体添加到流体(fluid)流动(例如,钻井液流到井中)中。当标记装置通过传感器站时,可以启动标记装置以接收和存储传感器数据。稍后,当流体流动经过数据采集中心时,可以启动标记装置,以传输它们存储的数据。可以把每个装置配置成在不同频率上传输、或者用不同的调制码传输,从而可以同步地询问多个装置。使用3-10.6GHz范围内的频率,标记装置可以和传感器和数据采集站利用超宽频带(UWB)无线协议进行通讯。
除了实现遥感勘测传输功能之外,标记装置可以用作追踪机构,以检测流体流动路径和流体损耗。在井的情形中,当流体从井中流入构造中时,可以通过流体清扫标记装置。沿着井孔经过的电缆探测器可以在这些流体损耗区域(fluid loss region)测量标记装置的集中程度(concentration),而且实际上,探测器可能能够由标记装置的空间分布绘制故障图。
在可选实施例中,标记装置可能包括传感器而不是存储器。当被询问时,标记装置可以传输它本身的传感器测量值。该实施例对于电线不可行的位置上定位传感器可能是有用的。例如,旋转组件上的滑环(slip ring)和在不利环境中的电线连接是主要的故障点,但其可以利用标记装置消除。当然可以将无线通讯设置到其它SiC或者SOS装置中。
在SiC和SOS晶片表面上制造存储器和其它集成电路包括沉积和在多个材料层上形成图案的各步骤,该多个材料层一起形成集成电路。通过光刻法可以形成材料的图形。光刻法包括将光敏的光刻胶材料旋转到晶片表面上。接下来,使用精确的光处理,通过透过玻璃掩模上的图案或者中间掩模,把光照射到层上,以独立电路元件的形状形成光刻胶材料的图案。固化(cure)和显影曝光的光刻胶材料,然后冲洗掉光刻胶的溶解区域,剩下准备用于形成图案的刻蚀或者注入掺杂的晶片。当制造每个后续层时,通常重复上述的过程。
典型地,制造过程开始于在晶片表面上制造独立的电路元件。然后使用适当的形成图案的导体和绝缘体的交替(alternating)层建立适当电路元件之间的电连接、和其它电路元件之间的电绝缘。使用包括离子注入、薄膜沉积、光刻法、选择刻蚀以及多种清洗工艺的一系列的处理步骤,形成电路元件和它们的互连。
增长的复杂集成电路利用增加电路元件的数量,其中,依次需要在电路元件之间更多的导电路径和较大数量的导体-绝缘层,以获得这些路径。增加数量的层使得连续的层到层对准或者重合更加困难。通过使用化学-机械抛光(CMP)工艺、以在制成一个或者多个层之后重新平面化晶片表面,可以解决该问题。
CMP操作通常起到去除多余的涂覆材料、减少晶片地形非完美性、并通过更好的平面化改善用于光刻工艺的焦点深度的作用。CMP工艺包括通过在研磨微粒和抛光垫(pad)的浆料(slurry)的半导体晶片上化学和机械的综合作用,对晶片表面的材料控制的去除。在CMP工作期间,使用来自相关抛光浆料的亚微米尺寸微粒,去除晶片表面上的非平面地形特征和多余的涂覆。
图15示出了可以长时间布置在井中的电子装置的例子。用壳体1504衬里构造1502中的井。壳体可以包括连接到其外部的装置组件1505。壳体通常被水泥1506包围。在壳体和包围的水泥中的钻孔1508到达构造并允许流体进入井孔。放置在壳体中的油管柱(production tubing string)可以包括辅助装置(instrument sub)1510,其具有放在辅助装置的厚壁中的电子组件1514。通过封隔器(packer)1512可以密封油管柱和壳体之间的环带,以隔开井的不同部分。封隔器可以包括一个或者多个电子装置组件1516。电缆探测装置1518或者其它的探测器可以插在并可能长时间地锚定在生产油管内部。可以使用多种形式遥感勘测的任何一种与地面通讯,包括但不局限于射频通讯,在电缆上的电传输和声波遥感勘测。可选地,可以存储数据,用于以后的恢复。
用于高温工作而设计的、和使用SiC或者SOS技术实现的集成电路可以找到多种多样的应用。图16示出了高温电子装置用于钻头性能监控的应用例子。通过附在钻柱(这里未示出)上的钻头1604在构造1602中钻孔。钻头1604具有装有多晶金刚石块(PDC)刀具1610的多刀片1608。当旋钻钻头1604时,刀具1610用剪切动作(shearing action)切割石块。内部通道1612将钻井液引导到钻头1604,然后钻井液通过刀片之间的喷嘴1614流动,以冷却刀具1610,并从钻头沿着围绕钻柱的环带向上移走碎片。钻头的操作包括岩石切割、高压大容量钻井液流过多个孔,以及与旋转的轴承、密封件(seal)和润滑剂经常摩擦。这些因素的每一个都产生热量,在高于环境的几十度时升高钻头部分的局部温度。当在高温的井下环境中使用钻头时,通常很难监控它们的性能。因此,安装与其中一个刀具1610的背侧相接触的集成电路传感器1616。电子装置遥感勘测组件1618耦合到传感器1616,以获得传感器数据,并将其无线传输到可以安装在附近的接收机。可以使用类似的技术将传感器添加到滚轮锥形钻头上。
可以把传感器1616配置成测量温度、张力、振动,和/或与钻头性能相关的其它参数。可以附加或者可选地设置传感器,以监控与钻井液或者围绕构造有关的参数。当钻头变得磨损时,一个或者多个这些参数的中的变化可能改变钻头,这就到了替换钻头或者减慢钻井速度的时候了。还可以通过由其它技术(例如,压电应变计)制造的传感器,使用SiC或者SOS电路来决定测量值。
图17示出了钻井操作期间的典型井。钻井平台1702装配有支持升降机1706的井架1704。通常用通过“工具”接头1707连接在一起以便于形成钻柱1708的一串钻杆(drill pipe),来实现油和气体井的钻孔。升降机1706悬挂用于通过转台1712降低钻柱1708的方钻杆(kelly)1710。连接到钻柱1708下端的是钻头1714。通过旋转钻柱1708或者通过操作钻头附近的井下马达旋转钻头1714。钻头1714的旋转延伸了钻孔。
在高压和大容量时,通过使再循环设备1716通过输送管1718、通过钻井方钻杆1710和向下通过钻柱1708来泵出钻井液,以使其通过钻头1714中的喷嘴或者喷射冒出。钻井液接着经由钻柱1708和钻孔壁1720的外部之间的环带退到孔中,通过防喷器(blowout preventer)(没有特别示出),并进入到地面上的泥浆池,然后传送回孔。在地面,对钻井液进行清洗,并通过再循环设备1716进行再循环。钻井液冷却钻头1714,承载着钻机切割表面,并平衡岩石构造中的流体静压力。
井下的辅助装置1726可以耦合到与地面通讯的遥感勘测发送器1728,以提供遥感勘测信号,并接收公共信号。地面接收机1730可以耦合到方钻杆1710,以接收传输的遥感勘测信号,并传输井下的公共信号。可选地,地面无线电收发机可以耦合到绳索的另一部分或者耦合到钻柱1708。可以沿着钻柱设置一个或者多个重复器模块1732,以接收和转发遥感勘测和指令信号。地面收发机1730耦合到测井设备(未示出),该测井设备可以收集、存储、处理和分析遥感勘测信息。
图18示出了电缆测井操作中的典型井。起重机1804对于电缆测井不是必需的,但是在整个钻井过程中通常会存在。已经从钻孔去除了钻柱,以允许通过测井电缆1840将探测器1838降低到井中。通常,探测器1838被降低到关注区域的底部,并随后以恒定的速度拉上来。在拉上来的行程中,探测器1838对邻近于探测器经过的钻孔的构造1834进行测量。把测量数据传递给测井设备1842,用于存储、处理和分析。在另一个实施例中,探测器可以附着到连续油管(CT)柱的端部,并通过卷曲油管的井孔移动。
在电缆测井操作期间,井孔可以由在构造中平衡压力和保护钻孔的完整性的流体进行填充。根据成本的考虑、环境和构造类型,可以使用多种流体类型。流体可依是水基或者油基的,并通常可以由而外的媒介进行调配,以定制流体密度。然而,有时候,唯一的流体可以是空气(例如,在硬岩石的地方)。
把井下的辅助设备1826和探测器1838中使用的电子装置配置成在井下温度升高时进行工作。因为电子装置只在钻孔中驻留有限的时间,所以通过绝缘、热吸收材料和/或有源(active)致冷,可以使电子装置免于遭受升高的温度。当电子装置直接暴露在具有高于185摄氏度的环境中时,这些为升高的温度工作配置的电子装置的传统方法已经由于很多电子装置的不良性能而被推动。然而,这些方法大大增加了电子装置组件的尺寸,并且在有源致冷的情况中,电子组件大大增加了能耗。而且,这些方法还没有提出用于提供这种电子装置的方案,即,该电子装置能够长期驻留在井中。这里描述了多个电子装置解决方案和应用。
图19示出了在开采过程中的典型井。通过大地已经钻出贯穿储油层1902的井。该井通常用壳体1904衬里,该壳体1904从井口1906延伸到低于储油层1902。在壳体1904上打孔1908,其贯穿储油层,以允许流体流到壳体1904的内部。防爆器1910附着到井口1906,用于控制流体和气体从井流出。在壳体内部可以设置一个或者多个开采油管柱1914,以向地面传输流体和气体。封隔器1909可以设置在开采油管1914和壳体1904之间的环带上,以隔离井中的不同区域。可以设置不同的阀(valve)(没有特别示出),以调节从井中的不同区域流入到开采油管中。
通常,构造中的流体压力将足以迫使流体通过开采油管1914达到地面。另一方面,当流体压力不够大时,通常使用人为的提升。图19的井是配置有用于人为提升的“游梁(walking beam)”的井。在所示的实施例中,泵体1912固定到开采油管柱1914的下端,并通过防爆器1910降低到浸没在井底部的流体层(polling)中。把开采油管固定到井口1906。此外,优选地,使用标准的井维护(servicing)技术将泵体1912锚定在井下。泵活塞(plunger)1916被固定到抽油杆柱(sucker rod string)1918的底部,并通过开采油管柱的内部降低,直到它被适当地密封在泵体1912中。在防爆器1910中的包装单元(没有特别示出)密封住抽油杆柱1918和防爆器1910之间的间隙,但是允许油管1914的竖直移动。地面泵单元1920往复移动(循环升高和降低)抽油杆柱1918,由此往复移动泵体1912中的活塞1916。活塞1916的往复移动迫使流体通过开采油管柱1914向上达到地面。优选地,将从开采油管柱1914流出地面的流出物通过固定的流出通道1930传送到地面上的存储槽1932。
可以利用测量多种参数,例如流速、温度、压力、流体特性、伽马辐射特性等的开采测井工具记录开采井。开采记录可以用测井电缆或者钢丝完成。该工具可以使用测井电缆导体,用于遥感勘测,或者该工具可以是在延长的时间上积累数据的“存储器工具”。
尽管上面已经特别描述了钻井和开采,但是还存在使用井下电子装置的其它情形。例如,流体注入、构造破裂、地震图和长时间的监控对于井下电子装置的使用也是适当的情形。应用在这些变化的情形中已经提出或建议的各种装置必须满足不同的需求,其中包括高温可操作性、可靠性、延长的工作寿命、尺寸限制、功率限制和坚固性。在每次使用中,测井电缆装置通常运行3到30个小时之间。测井-同时-钻井(LWD)通常运行在2天到2个星期之间。存储器装置可以从几天运行到几个月。持久安装的监控系统可以从3年运行到10年或者更长。在每种情况中,改善用于高温操作的电子装置的适用性将增长工作寿命并延长不维护而能够重新使用该装置的时间周期。用于高温操作的电子装置的适用性还有益于可靠性和坚固性,并可能进一步降低或者消除对制冷设备的空间或者功率的需要。
所需的是提供在高温下长时间驻留在井中的电子装置和控制。在开采井中,该电子装置可以感知流体类型、流体速度、压力、温度和其它参数。可以提供电子控制,以调节来自构造的不同区域的流动,或者控制人为提升参数,例如气体注入速度、流体加热能量或者抽吸速度。在测试井中,该电子装置可以包括地震能量传感器,用于储油层绘图和监控。
使用上述的SOS或者SiC晶体管、基础电子电路,例如反相器、模数变换器、数模变换器、振荡器、参考电压、运算放大器和数字逻辑门可以在高温下(例如超过200摄氏度)运行于延长的时间周期。可以实施这些基础电子电路以构成电子装置,该电子装置允许工具感知、处理和存储如上所述的工具组件特性和环境特性。可以实施感知、处理和存储特性的电子装置的一些例子包括:反熔断(anti-fuse)存储器、状态机构、浮点多-到-多(floatingpoly-to-poly)存储器、微处理器、微机械电子系统(MEMS)、标记传感器、DC/DC电压变换器、数字存储器、模拟存储器、片上变压器、片上电感器、片上电容器、片上电阻器、可编程逻辑器件(PLD)、混频器、开关、充电泵和其它器件。此外,通过在衬底上放置磁耦合的导电环(conductive loop)(例如,覆盖在第二载流螺线(spiral)上的一个载流螺线)可以制造片上变压器。片上电感器可以由在衬底上连续的导电环或者长导体制造。片上电容器可以由具有较大栅极的金属氧化物半导体晶体管制造。可选地,片上电容器可以由衬底上的紧密间隔的金属层制造。片上电阻器可以由具有适当沟道电阻的偏置晶体管制造。
图20示出了根据本发明的实施例的方法220。如图20所示,方法220可以开始(块222)和移动,以在碳化硅衬底上形成集成电路(块224)。然后,厚钝化层可以沉积在集成电路上(块226),并由此可以结束方法220(块228)。
图21示出了根据本发明的实施例的另一个方法230。如图21所示,该方法230可以开始(块232)并移动,以在蓝宝石衬底上形成集成电路(块234)。然后厚钝化层可以沉积在集成电路上(块236),并由此可以结束方法230(块238)。图20和21的集成电路可以是例如振荡器、逻辑门、比较器、模数变换器、采样和保持电路、充电耦合延迟线和运算放大器。图20和21的厚钝化层可以是例如氮化层或者氧化物层。
一旦完全理解上述公开的内容,各种变形和改变对于本领域技术人员将是显而易见的。例如,所公开的发明实施例可以应用在与井不相关的高温环境中。例如,可以使用所公开的实施例用于汽车发动机监控、喷气发动机控制、热驱动发电、材料处理和烤箱控制。另外,通过简单地用尖晶石替代蓝宝石衬底,这里涉及的蓝宝石上硅技术的方法还可以应用于尖晶石上硅(silicon on spinel)技术。所希望的是下述的权利要求意图包含所有的这种变形和改变。
Claims (61)
1、一种可工作在高温的电子装置,该装置包括:
在碳化硅衬底上制造的集成电路;和
厚于约2微米的钝化层。
2、如权利要求1所述的电子装置,其中,所述钝化层包括氮化物层。
3、如权利要求1所述的电子装置,还包括围绕部分集成电路的保护环。
4、如权利要求1所述的电子装置,还包括沿着与所述集成电路有关的管芯的外围的密封环。
5、如权利要求4所述的电子装置,其中,所述密封环的宽度是管芯之间切割道宽度的至少大约两倍。
6、如权利要求1所述的电子装置,其中,所述集成电路包括金属互联,当所述集成电路在高温工作时,所述金属互联把电流密度限制成低于预定水平。
7、如权利要求6所述的电子装置,其中,所述预定值是大约104A/cm2。
8、如权利要求1所述的电子装置,其中,把所述集成电路配置成工作在超过大约100MHz的时钟频率处。
9、如权利要求1所述的电子装置,其中,所述电子装置被布置在具有大于大约200摄氏度的环境温度的区域内,其中,所述电子装置被配置成布置在所述区域中的同时连续工作,用于超过一个星期的长时间。
10、如权利要求1所述的电子装置,其中,所述集成电路包括至少一个选自组中的电路,所述组包括:振荡器、逻辑门、模数转换器、数模转换器、采样和保持电路、充电耦合延迟线和运算放大器。
11、如权利要求10所述的电子装置,其中,至少一个电路被配置成用于组的单元中,所述组包括:反熔断存储器、状态机构、浮点多-到-多存储器、微处理器、微机械电子系统MEMS、标记传感器、DC/DC电压变换器、数字存储器、模拟存储器、片上变压器、片上电感器、片上电容器、片上电阻器、可编程逻辑器件PLD、混频器、开关和充电泵。
12、如权利要求1所述的电子装置,其中,配置在钻头中使用的所述电子装置,所述钻头包括:
旋转基座;和
安装在所述旋转基座中的刀具,
其中,所述电子装置被安装在至少一个所述刀具附近,并被配置成检测所述钻头的工作参数。
13、如权利要求1所述的电子装置,其中,把所述电子装置配置成在多芯片模块中使用,以及其中,把布置在所述多芯片模块中的Peltier冷却器配置成间断地冷却所述电子装置。
14、如权利要求1所述的电子装置,其中,把所述电子装置配置成在具有管芯的混合电路中使用,所述管芯被限制成计算混合电路的最佳成本的尺寸限制,并且其中,每个管芯承载是较大集成电路的分区部分的集成电路。
15、如权利要求1所述的电子装置,其中,配置在微机械电子系统MEMS结构中使用的所述电子装置,所述MEMS结构作为传感器进行工作,所述传感器选自包括加速计、压力传感器、陀螺仪、温度传感器和热阵列的组。
16、如权利要求1所述的电子装置,其中,配置在标记装置中使用的所述电子装置,所述标记装置包括:
非易失性存储器;和
片上天线,其可被配置成无线传输存储在所述易失性存储器中的信息。
17、一种可工作在高温的电子装置,所述装置包括:
制造在蓝宝石衬底上的集成电路;和
厚于约2微米的钝化层。
18、如权利要求17所述的电子装置,其中,所述钝化层包括氮化物层。
19、如权利要求17所述的电子装置,还包括围绕部分所述集成电路的保护环。
20、如权利要求17所述的电子装置,还包括围绕所述集成电路的密封环。
21、如权利要求20所述的电子装置,其中,所述密封环的宽度大于管芯之间切割道宽度的大约两倍。
22、如权利要求17所述的电子装置,其中,所述集成电路包括金属互联,当所述集成电路工作在高温时,所述金属互联把电流密度限制成低于预定值。
23、如权利要求22所述的电子装置,其中,所述预定值是大约104A/cm2。
24、如权利要求1 7所述的电子装置,其中,把所述集成电路配置成工作在超过大约100MHz的时钟频率。
25、如权利要求17所述的电子装置,其中,所述电子装置被布置在具有大于大约200摄氏度的环境温度的区域内,其中,把所述电子装置配置成布置在所述区域中的同时连续工作,用于超过一个星期的长时间。
26、如权利要求17所述的电子装置,其中,所述集成电路包括选自组中的至少一个电路,所述组包括:振荡器、逻辑门、模数转换器、数模转换器、采样和保持电路、充电耦合延迟线和运算放大器。
27、如权利要求17所述的电子装置,其中,把所述电路装置配置成用于组中的单元,所述组包括:反熔断存储器、状态机构、浮点多-到-多存储器、微处理器、微机械电子系统MEMS、标记传感器、DC/DC电压变换器、数字存储器、模拟存储器、片上变压器、片上电感器、片上电容器、片上电阻器、可编程逻辑器件PLD、混频器、开关和充电泵。
28、如权利要求17所述的电子装置,其中,配置在钻头中使用的所述电子装置,所述钻头包括:
旋转基座;和
安装在旋转基座中的刀具,
其中,所述电子装置被安装在至少一个所述刀具附近,并被配置成检测所述钻头的工作参数。
29、如权利要求17所述的电子装置,其中,把所述电子装置配置成在多芯片模块中使用,以及其中,配置布置在所述多芯片模块中的Peltier冷却器,以间断地冷却所述装置。
30、如权利要求17所述的电子装置,其中,配置在具有管芯的混合电路中使用的所述电子装置,把所述管芯限制到计算混合电路的最佳成本的尺寸限制,并且其中,每个管芯承载是较大集成电路的分区部分的集成电路。
31、如权利要求17所述的电子装置,其中,配置在微机械电子系统MEMS结构中使用的所述电子装置,所述MEMS结构作为传感器进行工作,所述传感器选自包括加速计、压力传感器、陀螺仪、温度传感器和热阵列的组。
32、如权利要求17所述的电子装置,其中,配置在标记装置中使用的所述电子装置,所述标记装置包括:
非易失性存储器;和
片上天线,其可配置成无线传输存储在所述易失性存储器中的信息。
33、一种方法,其包括:
在碳化硅衬底上形成集成电路;和
在所述集成电路上沉积钝化层,其中,所述钝化层至少是大约2微米厚。
34、如权利要求33所述的方法,其中,所述集成电路包括选自组的的电路,所述组包括:振荡器、逻辑门、模数转换器、采样和保持电路、充电耦合延迟线和运算放大器。
35、一种方法,其包括
在蓝宝石硅衬底上形成集成电路;和
在所述集成电路上沉积钝化层,其中,所述钝化层至少是大约2微米厚。
36、如权利要求35所述的方法,其中,所述钝化层是氮化物层和氧化物层中的一种。
37、一种高温电路制造的方法,所述方法包括:
计算用于每个多芯片组的制造成本,所述多芯片组在蓝宝石上硅SOS或者碳化硅SiC上实现电路设计,所述芯片组具有一个或者多个集成电路管芯;
由所述的多芯片组识别最小成本芯片组;和
制造所述最小成本芯片组。
38、如权利要求37所述的方法,其中,所述计算包括:
把最初的电路设计分区成增加数量的芯片;和
确定用于未分区的电路设计和用于一个或者多个分区电路设计的制造成本,
其中,当用于设计具有更多数量的芯片的制造成本超过设计具有较少数量的芯片的制造成本时,确定最小成本芯片组。
39、如权利要求37所述的方法,其中,所述制造成本包括对芯片组的每个芯片的封装成本。
40、根据权利要求39所述的方法,其中,所述制造成本还包括,对于芯片组中的每个管芯,晶片制造成本除以每个晶片的无故障管芯的平均数量。
41、如权利要求40所述的方法,其中,所述平均数是基于故障密度和有源管芯面积的估计。
42、如权利要求37所述的方法,其中,仅以SOS实现所述电路设计。
43、如权利要求37所述的方法,其中,仅以SiC实现所述电路设计。
44、一种标记装置,其包括:
蓝宝石衬底;和
天线,其被制造在蓝宝石衬底上并可以配置成无线传输信息。
45、如权利要求44所述的装置,还包括:
制造在所述蓝宝石衬底上的非易失性存储器。
46、如权利要求44所述的装置,还包括:
制造在所述蓝宝石衬底上的传感器。
47、如权利要求44所述的装置,还包括:
制造在所述蓝宝石衬底上的无线电收发机模块,其中,把所述无线电收发机模块配置成检测传输到所述标记装置的指令,并进一步配置成通过所述天线响应所述指令。
48、如权利要求44所述的装置,还包括:
制造在所述蓝宝石衬底上的电源电路,其中,将所述电源电路配置成利用由高频电磁信号获得的电力给其它装置组件供电。
49、一种标记装置,其包括:
SiC衬底;和
天线,其制造在所述SiC衬底上并可配置成无线传输信息。
50、如权利要求49所述的装置,还包括:
制造在所述SiC衬底上的非易失性存储器。
51、如权利要求49所述的装置,还包括:
制造在所述SiC衬底上的传感器。
52、如权利要求49所述的装置,还包括:
制造在所述SiC衬底上的无线电收发机模块,其中,把所述无线电收发机模块配置成检测传输到所述标记装置的指令,并进一步配置成通过所述天线响应所述指令。
53、如权利要求49所述的装置,还包括:
制造在所述SiC衬底上的电源电路,其中,把所述电源电路配置成利用由高频电磁信号获得的电力给其它装置组件供电。
54、一种电子装置,其包括:
蓝宝石衬底;和
制造在所述蓝宝石衬底上的环形振荡器。
55、如权利要求54所述的装置,其中,把所述环形振荡器配置成产生具有表示环境参数的频率的振荡信号。
56、如权利要求55所述的装置,其中,所述环境参数是温度。
57、如权利要求55所述的装置,还包括耦合到所述环形振荡器并配置成传输所述振荡信号的天线。
58、一种电子装置,其包括:
SiC衬底;和
制造在所述SiC衬底上的环形振荡器。
59、如权利要求58所述的装置,其中,把所述环形振荡器配置成产生具有表示环境参数的频率的振荡信号。
60、如权利要求59所述的装置,其中,所述环境参数是温度。
61、如权利要求59所述的装置,还包括耦合到所述环形振荡器并配置成传输所述振荡信号的天线。
