Um die Licht­ absorption im Substrat zu vermeiden, wird entweder wie beispielsweise bei Verti­ kalresonator-Laserdioden (DE 197 08 992 A1, DE 198 13 727 A1 u. a.) ein Braggreflektor verwendet, oder das absorbierende GaAs-Substrat wird durch ein transparentes Substrat, beispielsweise Galliumphosphid (GaP), ersetzt, wie dies z. B. aus den europäischen Patentanmeldungen EP 0 356 037 A2 oder EP 0 434 233 A1 bekannt ist. Nach dem Stand der Technik ist es bei IR Emittern üblich, mit­ tels LPE Verfahren dicke (ca. 200 µm) Schichten aus AlGaAs zu wachsen (s. a. EP 0 356 037 A2). 1. Verfahren zum Herstellen von lichtaussendenden Halbleiterbauelementen (13), mit folgenden Verfahrensschritten:
  • a) Bereitstellen einer Halbleiteranordnung (1), bestehend aus einem Halbleitersub­ strat (S1), einer Ätzstoppschicht (S2), einer lichterzeugenden Schichtenfolge (S4, S5, S6) und einer Metallschicht (3),
  • b) Bereitstellen eines Trägers (4) mit einer Metallschicht (5),
  • c) Herstellen von Kontakten (5) durch Strukturieren der Metallschicht des Trägers (4),
  • d) Herstellen von Kontakten (3) durch Strukturieren der Metallschicht der Halblei­ teranordnung (1),
  • e) Zusammenfügen von Halbleiteranordnung (1) und Träger (4) derart, dass sich die Kontakte (3, 5) der beiden Metallschichten korrespondierend gegenüber ste­ hen und
  • f) Entfernen des Halbleitersubstrats (S1)
dadurch gekennzeichnet, dass das Zusammenfügen von Halbleiteranordnung (1) und Träger (4) mittels einer Klebeschicht (6) erfolgt.
