Abstract
Description
The invention relates to projection lenses, in particular high-resolution, ultraviolet projection lenses for optical Projection systems.
The manufacturing process of certain electronic components such as integrated semiconductor circuits, Liquid crystal displays and the like require application of high-resolution optical projection systems. In one such system becomes the pattern of a photomask or line plate illuminated with light from an illumination source. The light passing through is applied to a workpiece such as a photosensitive substrate (e.g. one with photoresist coated silicon wafers) through projection lenses pictured. The increasing integration density of integrated circuits of electronic components of the optical projection systems steadily higher Resolution. To achieve this, it is necessary projection lenses in the optical projection systems use that work with light of shorter wavelength and / or have a larger numerical aperture (NA).
Shorten the operating wavelength of the optical projection systems in the ultraviolet (UV) range of the electro magnetic spectrum has the consequence that only one limited number of optical materials to use is available. For example, at wavelengths below 300 Nanometer (nm) synthetic quartz and fluoride (calcium fluoride) the only types of glass that have an appropriate transmission have property. Unfortunately the Abbe number is this Glasses close together so that it is difficult with such Embodiments of lenses that use this type of glass, the different aberrations, including the to compensate for chromatic aberration of the projection lenses.
Patent 5,241,423 offenbart. In contrast, reflective optical systems have none Chromatic aberration. Thus, there were several projection lenses suggested the reflective and refractive lenses elements (i.e., "catadioptric" lenses). Some of the proposed high-resolution catadioptric projection Lenses have a beam arranged in the beam path divider for duplication and are in the Japanese patent registration Kokoku No. Hei 7-117648, the Japanese patent registration Kokai No. Hei 5-88089, the Japanese patent registration Kokai No. Hei 3-282527, PTC / EP95 / 01719 and the U.S. Patent 5,241,423.
Those described in the above patent applications Projection lenses have optical axes with lens elements (seen in the beam direction) in front of the beam splitter element and (viewed in the beam direction) after the beam splitter element with these axes not parallel to each other. The recent requirements for a higher NA as well as a Larger field sizes require that the refractive elements and the reflection elements are enlarged. Unfortunately that is Magnification of the lens elements due to gravity problematic deformation effects that occur when the Projection lenses attached to the projection optical system are. Are the optical axes of the beam splitter or downstream light refraction elements are not parallel to each other, asymmetric deformations occur in the Lens elements due to gravity. This Deformations cause aberrations that affect the resolution of the Unacceptably reduce projection lenses. Unfortunately, these are Aberrations such that they are not easily Manufacturing can be eliminated.
The invention relates to projection lenses, in particular high-resolution, ultraviolet projection lenses for optical Projection systems.
According to one aspect of the invention, a catadioptric Projection lens arrangement with one object plane and one Mapping level created. The lens arrangement points in the Order from the object level to the imaging level, a first lens group with one or more light refractions lenses arranged along a first optical axis are. A first mirror is arranged behind it, the one creates second optical axis that is not parallel to the first is optical axis. There is a radiance behind the first mirror arranged along the second axis. The beam splitter creates a third optical axis that is parallel to the first optical axis. On the side of the beam splitter opposite the imaging plane is along the third axis a second lens group with one or more light Refractive lens elements and a concave mirror arranged. There is also a third lens group with one or more Refractive lens elements along the third optical Axis of the imaging plane arranged immediately adjacent.
According to another aspect of the invention is an aperture stop between the beam splitter and the third lens group arranged.
A major advantage of this configuration is that when the first and third optical axes parallel to the direction gravity aligned, aberrations due to deformations of the lens elements due to gravity can occur can be reduced. This enables one Version with a high NA (e.g. 0.6 and above) and shorter Wavelength (193 nm) in order to achieve a high resolution (e.g. 0.25 µm or less).

Die Erfindung betrifft Projektionslinsen, insbesondere hochauf
lösende, ultraviolette Projektionslinsen für optische
Projektionssysteme.
verlaufenden optischen Achsen zueinander parallel.
0,6 und größer, hat. FIGS. 4a-4c are diagrams showing the transverse aberration for five wavelengths and three image heights of the second embodiment;
The invention relates to projection lenses, in particular high-resolution, ultraviolet projection lenses for optical projection systems. The projection lenses according to the invention are designed in such a way that elements of gravity which cause aberrations that cannot easily be corrected during the manufacturing process are reduced. To achieve this, the projection lens according to the invention has a plurality of light refractive lens elements which are arranged in three groups. One of these groups has at least one concave mirror. In addition, the optical axes passing through the refractive lens elements are parallel to each other. This configuration enables the direction of gravity to be the same for each lens group. A preferred embodiment according to the invention has a narrow-band projection lens that uses quartz and / or calcium fluoride refractive lens elements and has a high resolution, such as sub-quarter micrometer, and a high NA, such as 0.6 and larger.

According to a preferred embodiment of the invention, a Strip plate in a strip plate holder for holding the Strip plate at or close to the object plane of the projection lens arranged according to the invention. According to a preferred embodiment of the invention, the beam splitter 20 is formed at the intersection of two right-angled prisms. This design prevents coma and astigmatism errors that accompany the use of a plate type beam splitter. The beam splitter 20 can be a plate type, a prism type, a polarized plate type or a polarized prism type.
Die Linsengruppe G1 nach der bevorzugten Ausführungsform
erfüllt die Bedingung
The lens group G1 according to the preferred embodiment fulfills the condition
-1 < 1/β1 < 1 (1)
-1 <1 / β 1 <1 (1)
If the expression 1 / β 1 exceeds the upper limit of condition (1), it is difficult to arrange the mirror 18 for reflecting the beam and the beam splitter 20 . If the expression 1 / β 1 falls below the lower limit of condition (1), the projection lens 10 is enlarged and the correction of the off-axis aberration (the optical axis) becomes difficult. In the preferred embodiment, the lower limit of condition (1) is 0 or even 0.4 and the upper limit is 0.7.
According to a preferred embodiment of the invention, the aperture stop AS is variable in size, which enables the resolution and the depth of focus to be set. Likewise, the distortion (ie image placement error) as a function of the defocusing can be neglected by the imaging-side telecentric design of the projection lens arrangement. In order to avoid excessive light absorption and scattering, according to a preferred embodiment, a polarization beam splitter 20 is also used in combination with a 1/4 wave plate, which is arranged between the beam splitter 20 (which in this case is a polarization beam splitter) and the concave mirror.
Beispiele 1 und 2 entsprechend der Projektionslinsen 10 bzw. 20 sind in den nachfolgenden Tabelle 1 bzw. 2 und den Fig. 1 bzw. 3 mit ihren entsprechenden Aberrationsdiagrammen (Fig. 2a-c bzw. 4a-c) ausgegeben. Examples 1 and 2 corresponding to the projection lenses 10 and 20 are given in the following tables 1 and 2 and FIGS. 1 and 3 with their corresponding aberration diagrams ( FIGS. 2a-c and 4a-c). In the aberration diagrams, the different line types correspond to five different wavelengths from 192.295 nm to 193.305 nm. The examples given here are reduction projection lenses that are used for printing by scanning the strip plate (not shown) in the object plane 12 while simultaneously a wafer (not shown) is scanned in the imaging plane 14 as explained above (see FIG. 1 or FIG. 3). The scanning speed of the strip plate and that of the wafer are synchronized based on the reduction measure. The "exposure area" in Tables 1 and 2 is the field size in the stripe plate plane. The exposure area in Examples 1 and 2 is a rather angular slit with a long side of dimension "a" in the direction perpendicular to the scanning direction and a short side "b" along the scanning direction. The exposure area is centered on the optical axis 16 a. The mirror 18 and beam splitter 20 break the optical path by 90 degrees, so that the optical axis 16 a and the optical axis 16 c are parallel to each other. Likewise, the aperture stop AS is arranged between the beam splitter 20 and the lens group G3.
In Tables 1 and 2, "S" is the surface number, "r" is the radius of curvature, which is positive when the lens surface the center of curvature proceeds relative to the incident light (the sign of the radius of curvature is reversed for everyone Reflection around), "d" is the distance between neighboring ones Surfaces (the sign of which changes with every reflection reverses), "glass type" is the type of glass of each Lens element and "lens group" identifies the lenses group to which the respective lens elements belong. As well Examples 1 and 2 have a plurality of lenses that like are configured above and a plate type beam splitter. A prism type beam splitter can also be applied.
As can be seen from the aberration diagrams of Figs. 2a-c and 4a-c, Examples 1 and 2 have excellent imaging performance.
