ISFET- und MOSFET-Sensoren sind seit langem bekannt; u. a. aus
der deutschen Patentschrift DE-PS 29 47 050.6 von Prof. Höfflinger
und Dr. Dobos. Der Aufbau solcher Transistoren ist eine leitende
Schicht, z. B. Metall oder Metalloxid, eine Isolarotschicht und
die Halbleiterstruktur. Die gängigen Bezeichnungen dieser
Strukturen sind MIS-Strukturen, (Metallelektrode, Isolator,
Halbleiterschicht), wobei das M nicht nur für Metall steht,
sondern für eine leitende Schicht, wie z. B. im Falle eines
ISFET-Sensors, wo die leitende Schicht, das Meßmedium, meistens
Wasser ist. Diese Sensoren funktionieren wie MIS-, oder MOS-
Feldeffekttransistoren; nämlich so, daß durch die angelegte
Spannung an der Steuerelektrode (Gatelektrode) den zwischen der
Source- und Drain-Elektrode fließenden Strom beeinflußt. Die
gängigen Meßmethoden sind die, bei denen das Gate mit dem Drain
verbunden ist und im Sensor mit Hilfe einer Stromquelle Strom
eingeprägt wird. Bei dieser Schaltung erhöht sich automatisch die
Gate-, Source-Spannung, bis die Spannung höher wird als die
Schwellenspannung (Threshold-Spannung) und der von der
Stromquelle eingeprägte Strom zwischen Drain und Source
durchfließen kann. Also bei der Messung fließt ein Strom zwischen
Drain und Source und an dem Gate liegt die Öffnungsspannung
(normalerweise einige Volt) ständig an. Bei einem anderen
Schaltungsprinzip wird das Gate mit einer konstanten
Spannungsquelle vorgespannt bis ein bestimmter Strom zwischen
Drain und Source fließen kann. Durch die Modulation dieser
Gatespannung ändert sich der fließende Strom. Bei diesem
Schaltungsprinzip liegt auch am Gate (Steuerelektrode, z. B. Gate
oder eine elektrisch leitende Schicht) eine ständige Spannung an.
Ein Nachteil dieser Lösung ist, daß die Steuerelektrode
(leitende Schicht, Wasser, Gateelektrode) ständig eine Spannung
gegenüber dem Source und dem Balk-Silicium aufweist. Bei dieser
ständigen Spannung baut sich ein sehr starkes elektrisches Feld
zwischen Steuerlektrode und Silicium auf, weil der Abstand sehr
gering ist, normalerweise im 100-1000 Å-Bereich. Wegen diesem
hohen elektrischen Feld, fangen die im Isolator oder an der
Isolatoroberfläche vorhandenen Ionen an zu wandern. Diese
Wanderung führt zu einer ständigen Nullpunktänderung.
Insbesondere, weil diese Sensoren nicht von der Umgebung
abgekapselt sind, so wie andere, für elektronische Schaltungen
benutzte MOSFET-Transistoren, sondern sie sind ständig offen. So
können also aus der Umgebung immer neue Ionen an die
Sensoroberfläche gelangen und einen Weg durch dieses starke
elektrische Feld finden, um in die Isolatorschicht zu gelangen.
Diese Ionenbewegung verursacht eine ständige Nullpunktdrift, weil
die Schwellenspannung vom Transistor verändert wird. Durch die
Veränderung von Ionenladungen in dieser Isolatorstruktur und an
den Oberflächenzuständen kann es dazu kommen, daß die Steilheit
(Verstärkungsfaktor) des Sensors auch verändert wird und dadurch
nicht nur zu einer Nullpunktdrift sondern auch einer

Die Erfindung schlägt eine andere Meßmethode vor, nämlich, daß

negativen Spannungen, die auf die Steuerelektrode gelegt werden,
ausgleichen. Das hat die Wirkung, daß die Ionen nicht ständig in
einer Richtung transportiert oder bewegt werden, sondern durch
die Wechselspannung ein wechselndes elektrisches Feld zustande
kommt, das vielleicht die Ionen zu einer Oszillation bringt, aber
nicht ständig eine drastische Veränderung (Wanderung) ermöglicht.
Durch diese Wechselspannung entstehen bei dem MIS-Transistor
Stromströße, weil der Transistor nur in eine Richtung leitet. Die
Amplituden dieser Stromstöße können direkt gemessen werden. Sie
sind mit der Konzentration proportional oder sie können noch
integriert oder gleichgerichtet werden. Die so erhaltene
Gleichspannung ist proportional mit der zu messenden
