Als Folge dieser Erscheinung tritt eine Keiligkeit bei den polierten Scheiben in radialer Richtung auf. Werden beispielsweise die Scheiben mit ihrem Flat - worunter eine Markierung am Umfang der Scheiben zur Kennzeichnung der kristallographischen Orientierung des jeweiligen Scheibenmaterials verstanden wird - in Richtung des Trägerplattenzentrums aufgekittet, so ergibt sich hierbei eine Keiligkeit senkrecht zum Flat, wobei das Flat bei den anfänglichen Polierfahrten bis etwa zur zehnten Polierfahrt am spitzen Ende des Keils zu liegen kommt, während nach etwa der dreißigsten Polierfahrt das Flat am dicken Ende des Keils liegt. Wird beispielsweise die Plattenrückseite unter der Annahme einer völlig eben geläppten Vorderseite in Umfangsrichtung im Bereich des äußern Kittrings vermessen, so zeigen sich dabei meist zwei grundsätzliche Fehler: 1. eine Sattelform mit zwei Maxima und zwei Minima wobei Maximum und Minimum jeweils um 90° versetzt sind sowie 2. eine Keilform mit einem Maximum und einem Minimum, um ca. 1800 versetzt. Für den Fall, daß der mittlere Dickenwert im äußeren Kittring 13 allerdings kleiner ist als der mittlere Dickenwert des mittleren Kittrings 14 müssen kreisförmige Einlagen mit einem Durchmesser wesentlich kleiner als der Trägerplattendurchmesser, also beispielsweise Einlagen, wie sie in der Abbildung 3d dargestellt sind, eingelegt werden. Ganz allgemein kann gesagt werden, daß zur Verringerung des unterschiedlichen Polierabtrages von Kittring zu Kittring verschiedene Einlageformen benützt werden, deren Einsatz von den Dickenmeßwerten der vorherigen Polierfahrt abhängig ist. Für die erste Polierfahrt wird im allgemeinen eine Einlage gewählt, die mehr oder minder maschinenspezifisch ist und für jede einzelne Poliermaschine experimentell ermittelt werden muß. Bedingt durch die Herstellung sind nämlich sämtliche Polierteller verschieden geformt bzw. verformt. Hinzu kommt außerdem eine Berücksichtigung des zu polierenden Materials. Werden nämlich beispielsweise Siliciumscheiben poliert, so verhalten sich 100-orientierte nicht unbedingt gleich wie 111-orientierte Siliciumscheiben. Desgleichen wird ein unterschiedliches Verhalten beobachtet, wenn beispielsweise vier Kittringe von 2-Zoll-Scheiben, drei Kittringe von 3-Zoll-Scheiben oder beispielsweise zwei Kittringe von 4-Zoll-Scheiben auf der Trägerplatte aufgekittet sind. Weiterhin ist zu berücksichtigen, daß. bei einem Wechsel derartiger Scheibenspezifikationen auch eine ungleichmäßige Abnutzung der Poliertücher auftritt, die aber ebenfalls durch die Wahl der richtigen Einlage weitgehend ausgeglichen werden kann. Es hat sich allgemein dabei als zweckmäßig erwiesen, beim Polieren von 3-Zoll- bzw. -4-Zoll-Scheiben die Meßwerte zwischen dem außen liegenden und dem nächst inneren Kittring miteinander zu vergleichen, während bei kleineren Scheiben mit beispielsweise 2 Zoll Durchmesser ein Vergleich der Meßwerte des äußeren und des übernächsten inneren Kittringes zweckmäßig ist und gute Ergebnisse bringt.In general it can be said that in order to reduce the different polishing abrasion from kit ring to kit ring different insert forms are used, the use of which depends on the thickness measurement values of the previous polishing run. Bei der Politur mit elastischen Zwischenlagen macht sich deren Wärmeisolation nachteilig bemerkbar, so daß die Wirkung der Kühltöpfe, d.h. der gekühlten Druckstempel, praktisch eliminiert wird. Um die Topfkühlung wieder so weit zu steigern, daß auch bei Polierfahrten auf neuen Poliertüchern, bei welchen naturgemäß eine entsprechend starke Reibung und somit eine entsprechend hohe Wärmeentwicklung auftritt, eine ausreichende Kühlwirkung zu erzielen, empfiehlt es sich, ein Kühlmittel, beispielsweise Wasser, als Wärmeüberträger in die Rückseite der Polierträgerplatten einzufüllen. Durchgehende Einlagen, wie sie in der Abbildung 3c dargestellt sind, werden zweckmäßig mit größeren Freiräumen ausgebildet, um die Wärmeübertragung des eingefüllten Wassers zwischen Trägerplattenrückseite und Druckstempel bzw. Es wurden 87 Polierfahrten ohne Zwischenlegen von weichen, elastischen Körpern zwischen Durckstempel und Trägerplattenrückseite durchgeführt und 87 Polierfahrten, bei welchen unterschiedliche weiche, elastische Körper zwischengelegt wurden, bei ansonsten identischen Bedingungen, insbesondere hinsichtlich des verwendeten Poliermittels, der verwendeten Poliertücher,des Anpreßdruckes sowie der Umdrehung des Poliertellers. Unter Polierfahrt wird dabei die Politur sämtlicher gleichzeitig in einer Maschine polierter Scheibchen verstanden, bei den verwendeten Maschinen jeweils 96 3-Zoll-Scheiben (Durchmesser 76,2 mm). Nachdem die Poliermaschinen mit jeweils vier Trägerplatten bestückt waren, wurden auf jede Trägerplatte 24 Siliciumscheiben in zwei konzentrischen Ringen mit einem Maleinatharz-α-Naphthol-Gemisch aufgekittet. Bei den 87 Polierfahrten mit Zwischenlagen wurden dabei folgende elastische Zwischenlagen eingesetzt:

- LP M-3 (dreilagig, Luftnoppen 0 10 mm, Folienstärke 600 µ)

In allen Fällen wurde zur besseren Wärmeabführung Wasser als Wärmeüberträger in die Rückseite der Polierträgerplatten eingefüllt. Von der Wirkung hinsichtlich engerer Dickentoleranzen und kleinerer Keiligkeitswerte waren sämtliche getesteten Zwischenlagen brauchbar. Eine Gegenüberstellung von Standzeit und Einkaufspreis führte zu Ermittlung der dreilagigen Polyäthylenluftpolsterfolien als der günstigsten Zwischenlage, insbesondere die dreilagige Polyäthylenluftpolsterfolie mit Luftnoppen mit 10 mm 0 und einer Folienstärke von 600 µ, mit welcher schließlich zwei Drittel der genannten Polierfahrten mit Zwischenlage durchgeführt wurden. In der nachstehenden Tabelle sind die erhaltenen Ergebnisse: gegenübergestellt. Die angegebenen Werte wurden dabei durch Auswertung von jeweils 87 5-Punkt-Meßprotokollen (1 Meßprotokoll entspricht einer Polierfahrt) von 3-Zoll-Siliciumscheiben erhalten. In jedem dieser 5-Punkt-Meßprotokolle wurden dabei die Daten der jeweils gleichzeitig polierten 96 Siliciumscheiben ermittelt. Gemessen wurde hierzu jedes Scheibchen in 5 Punkten, nämlich in der Mitte und in vier, jeweils um 90° voneinander getrennten Punkten am Umfang der Scheibe, beginnend in der Mitte des Flats.
