Abstract

The invention concerns an illumination system, particularly for microlithography with wavelengths ≤ 193 nm, comprising: a primary light source (8201, 8401); a first optical component; a second optical component (8221, 8421); an image plane (8229, 8429); and an exit pupil (8233, 8433); wherein said first optical component transforms said primary light source (8201, 8401) into a plurality of secondary light sources that are imaged by said second optical component (8221, 8421) in said exit pupil (8233, 8433), wherein said first optical component includes a first optical element having a plurality of first raster elements (8209, 8409), that are imaged into said image plane (8229, 8429) producing a plurality of images being superimposed at least partially on a field in said image plane (8229, 8429), wherein said second optical component (8221, 8421) comprises a first optical system comprising at least a third field mirror (8225, 8425) with positive optical power and a second optical system comprising at least a second field mirror (8223, 8423) with a positive optical power, wherein said first optical system images said plurality of secondary light sources in a plane between said first optical system and said second optical system forming a plurality of tertiary light sources and wherein said second images said plurality of tertiary light sources in said exit pupil.
