明 細 書 研磨パッド、 定盤ホールカバー及び研磨装置並びに研磨方法及ぴ半導体デバ イスの製造方法 技術分野
本発明は、 半導体、 誘電 Z金属複合体及び集積回路等において平坦面を形 成するのに好適に使用される窓付き研磨パッド、 定盤ホールカバー、 また、 これらを備えた研磨装置及び該研磨装置を用いた半導体デバイスの製造方法 に関する。 背景技術
半導体デバイスが高密度化するにつれ、 多層配線と、 これに伴う層間絶縁 膜形成や、プラグ、ダマシンなどの電極形成等の技術が重要度を増している。 これに伴い、 これら層間絶縁膜や電極の金属膜の平坦化プロセスの重要度は 増しており、 この平坦化プロセスのための効率的な技術として、 CM P (Ch emical Mechanical Polishing) と呼ばれる研磨技術が普及している。 この CM P技術を用いた研磨装置において、 特開平 9一 7 9 8 5号公報に紹介さ れている様に、ウェハ等の基板を研磨しながら、研磨パッドの裏側(定盤側) から、 レーザー光または可視光を基板の被研磨面に照射して、 研磨状態を測 定する装置が、 重要な技術として注目を集めている。 力かる研磨装置に用い られる研磨パッドとして、 特表平 1 1一 5 1 2 9 7 7号公報には、 集積回路 搭載ウェハの研磨に有用なパッドであって、 少なくともその一部分はスラリ 一粒子の吸収、 輸送という本質的な能力を持たない硬質均一樹脂シートから なり、 この樹脂シートは 1 9 0〜 3 5 0 0ナノメーターの範囲の波長を光線 が透過する研磨パッドが紹介されている。 この研磨パッドは、 研磨層と、 該 研磨層に両面接着テープ等を介して積層されたクッション層とを有し、 該研 磨パッドの所定位置に開口部が形成され、 該開口部に透明な硬質均一樹脂よ りなる窓部材がはめ込まれている。 この窓部材の働きは、 光を透過させて被 研磨面を観測可能とすることと研磨スラリ一が定盤ホールから定盤裏側に侵 入しない様に抑えることである。 しかしながら、 この様な透明な硬質均一榭 脂を窓部材とした研磨パッドでは、 窓部材が被研磨面である基板表面に接触 することから、 基板表面にスクラッチが生じやすレ、という問題点があった。 また、 窓部材が被研磨面である基板表面に均一に接触しないので、 スラリー が窓部材と基板表面との間に介在することによって、 基板表面で反射してき た光が散乱して、 十分な測定精度が得られないという問題があった。 発明の開示
本発明の目的は、 ガラス、 半導体、 誘電/金属複合体及ぴ集積回路等に平 坦面を形成するのに使用される窓付き研磨パッド、定盤ホールカバー、また、 これらを用いた研磨装置、 及ぴ該研磨装置を用 V、た半導体デパイスの製造方 法において、 基板表面にスクラッチが少なく、 研磨中に研磨状態を光学的に 良好に測定できる窓付き研磨パッドまたは定盤ホールカバーおよび本窓付き 研磨パッドまたは本定盤ホールカバーを備えた研磨装置及び半導体デバイス の製造方法及び研磨方法を提供することにある。
この課題を解決するために、 本発明は以下の構成からなる。
( 1 ) 研磨層と該研磨層の一部に形成された開口部に透光窓部材とを有す る研磨パッドであって、 透光窓部材の上面積を A、 該透光窓部材に印加され る荷重を Wとしたときに、 該荷重が印加されたときの透光窓部材の押し込み 歪み量 (S 1 ) 力 研磨層上面の任意の位置の面積 Aである領域に荷重 Wを 印加したときの押し込み歪み量 (S 2 ) よりも大きいことを特徴とする研磨 ド、。 (2) S 1/S 2≥ 1. 5である前記 (1) 記載の研磨パッド。
( 3 ) 前記透光窓部材が高変形性の部材により支持されていることを特徴 とする前記 (1) または (2) 記載の研磨パッド。
(4) 前記高変形性の部材の圧縮弾性率が 0. 00 IMP a以上、 0. 8 MP a以下である前記 (3) 記載の研磨パッド。
(5) 前記透光窓部材の少なくとも一部が研磨層表面よりも上に位置する 前記 (1) 〜 (4) のいずれかに記載の研磨パッド。
(6) 前記透光窓部材は、 マイクロゴム A硬度が 60度以下の領域とマイ クロゴム硬度が 80度以上の領域とを有する前記 (1) 〜 (5) のいずれか に記載の研磨パッド。
(7) 前記透光窓部材は、 相分離構造を含んでいる前記 (1) 〜 (6) の いずれかに記載の研磨パッド。

(11) S, 1≥S, 2である前記 (10) 記載の定盤ホールカバー。 (12) 前記透光窓部材が高変形性の部材により支持されていることを特 徴とする前記 (10) または (1 1) 記載の定盤ホール力パー。

そして、 本発明によって、 ガラス、 半導体、 誘電/金属複合体及ぴ集積回 路等に平坦面を形成するのに使用される窓付き研磨パッドまたは定盤ホール 力パーおよぴ本窓付き研磨パッドまたは本定盤ホール力パーを備えた研磨装 置及ぴ本研磨装置を用いた半導体デパイスの製造方法おょぴ研磨方法におい て、 基板表面にスクラッチが少なく、 研磨中に研磨状態を光学的に良好に測 定できる窓付き研磨パッドまたは定盤ホール力バーおよぴ本窓付き研磨パッ ドまたは本定盤ホールカバーを備えた研磨装置及ぴ半導体デバイスの製造方 法及ぴ研磨方法を提供することができる。 図面の簡単な説明

発明を実施するための最良の形態
本発明でいう研磨パッドには、 研磨層と貼着部材とを有する構造や研磨層 とクッション層と貼着部材とを有する積層構造などが挙げられる。
研磨層としては、 被研磨材を研磨でき、 スラリーを保持して研磨機能を有 するものであれば特に限定されないが、 例えば、 特表平 8— 5 0 0 6 2 2号 公報や国際公開第 0 0 Z 1 2 2 6 2号パンフレツトなどに記載されている独 立気泡を有する硬質の発泡構造研磨層や、 特表平 8— 5 1 1 2 1 0号公報に 記載されている表面にスラリーの細かい流路を設けた無発泡構造研磨層や、 不織布にポリウレタンを含浸して得られる連続孔を有する発泡構造研磨層な どを挙げることができる。 研磨パッドの一部を構成する透光窓部材は、 研磨面の一部に構成される開 口部に配され、 研磨パッドの表面から裏面に光線が透過可能に構成され、 被 研磨材の表面を観察 ·測定する光の波長に対して、 曇価が 9 0 %以下、 好ま しくは 7 0 %以下、さらに好ましくは 5 0 %以下である透明性の部材であり、 本発明の定盤ホールカバーに用いられる透光窓部材は、 光によって研磨状態 を測定することが可能な研磨装置の定盤の開口部を覆って取り付ける曇価が 9 0 %以下、 好ましくは 7 0 %以下、 さらに好ましくは 5 0 %以下である透 明性の部材である。 つまり、 透光窓部材とは曇価が 9 0 %以下、 好ましくは 7 0 %以下、 さらに好ましくは 5 0 %以下の部材である。 下限については特 に限定はないが、 通常 0 . 0 1 %以上程度のものが工業的生産が可能な点で 有利に用いられる
ここで、 曇価とは、
曇価 (%) =拡散光線透過率 全光線透過率 X 1 0 0
で定義され、 曇価が小さい程、 より光線が透過しやすく、 基板への光の照射 量が大きくできるので好ましい。 研磨層の開口部は、 透光窓部材がはめ込め る様に、 透光窓部材より少し大きな開口部面積にしておくことが好ましい。 本発明の研磨層と、 該研磨層の一部に形成された開口部に研磨状態を光学的 に測定するための透光窓部材とを有する窓付き研磨パッドの一例としては図 1の様な構造である。
本発明の透光窓部材を有する窓付き研磨パッドは、 透光窓部材の上面積を A、 透光窓部材に印加される荷重を Wとしたときに、 該荷重が印加されたと きの透光窓部材の押し込み歪み量 (S 1 ) 、 研磨層上面の任意の位置の面 積 Aである領域に荷重 Wを印加したときの押し込み歪み量 (S 2 ) よりも大 きいことを特徴とするものである。 ここで、 上面積とは研磨パッド上に露出 した透光窓部材の見かけ面積である。 つまり、 透光窓部材上面の形状は平面 ある.いは曲面等種々の形状を取りうるが、 露出した領域に対する上面からの 投影面積と言うことができる。 なお、 研磨層構成材料などの別な材料の薄皮 が透光窓部材の一部若しくは全部を覆っていたとしてもそれは実質的に露出 していると言うべきである。 該薄皮は荷重印加時の押し込み歪み量には殆ど 影響を与えないからである。
荷重 Wの印加は印加される領域に対して偏り無く印加されることが必要で あるので、 印加される領域のほぼ全面に対して一定圧力を加えることが理想 的である。 しかしながら、 透光窓部材の剛性が充分である場合は、 必ずしも 全面に一定の圧力を与えなくとも全面に対して一定の圧力を与えた場合と同 一の効果を与えることは自明である。 印加に際しては、 研磨層若しくは透光 窓部材に接触させる部分の面積が Aである治具を用いるなど適当な方法を採 用できる。
研磨層上面の押し込み歪み量の測定は、 恣意的に透光窓部材による影響を うける領域が選ばれるべきではなく、 任意の位置で求めることができるが、 任意の 1 0点程度の位置で求めた平均値とすることが研磨層全体を代表する 物性として適切である。
理想的な透光窓部材の押し込み歪みの測定は、 透光窓部材部分の上面の形 状とほぼ同じ形状、 少なくとも透光窓部材の上面積の 8 0 %以上でありかつ 略相似形、 の圧子を用い、 この圧子を研磨層部分にかからないように、 透光 窓部材上面のほぼ全面に接触させて、一定圧力を印加することである。また、 理想的な研磨層表面の押し込み歪み量の測定は、 透光窓部材における押し込 み歪み量の測定に用いた装置、 圧子は同一のものを用い、 同一の一定圧力を 印加することであるが、 圧子が形状が平板でない場合は平板のものが用いら れる。
押し込み歪み量をはかる方法としては、 一般的に材料の圧縮歪みを測定す る万能材料試験機、 例えば、 インストロン社製万能材料試験機 M o d e l l 1 8 5または M o d e 1 5 5 6 5等を使用して測定することができる。 荷重 Wは 1 0 0 g以上、 8 0 0 0 g以下の範囲から選ばれるが、 通常は、 圧力と して 0 . 0 0 5〜0 . 1 5 M P aとなる荷重範囲の中の任意の 1点である。 かかる範囲は、 実際に被研磨面が研磨されている時に、 被研磨面から透光窓 部材上面または研磨層上面にかかる圧力範囲として用いられる範囲であり、 前記の押し込み歪み量を求める際の圧力としても同範囲として求めることが 実際の研磨条件に則して好適な研磨パッドとして得られるのである。 試験速 度は 0 . 1 mm/分である。
押し込み歪み量は、 一定荷重 (圧力) の 1 0 %が印加された時の歪みと一 定圧力を印加された時の歪みを求め、その差をもって押し込み歪み量とする。 本発明の特徴を簡単に説明 れば、 同一の圧力を透光窓部材の上面と研磨 層上面に与えたときに透光窓部材の押し込み歪みの量がの方が大きい、 と言 うことである。 このように構成することにより過剰な圧力が局所的に生じて も透光窓部材は押し込まれやすくなつており、 このため被研磨材表面のスク ラッチの発生を抑えることができる。
透光窓部材上面における押し込み歪み量 (S 1 ) が研磨層上面における押 し込み歪み量 (S 2 ) の 1 . 2倍以上であることが好ましく、 さらに好まし くは 1 . 5倍以上、なおさらに好ましくは 2 . 0倍以上、最も好ましくは 2 . 5倍以上である。 透光窓部材部分の押し込み歪み量が研磨層部分の押し込み 歪み量よりも大きい程、 被研磨材表面に発生させるスクラッチをより少なく 抑えることができる。 該透光窓部材上面における押し込み歪み量が研磨層上 面における押し込み歪み量よりも大きくなる様な、 研磨パッドの具体的な構 造例として、 例えば、 以下の構造を挙げることができる。
図 2に示す例は、 クッション層と研磨層の二層研磨パッドに透光窓部材が 備わっており、 透光窓部材がクッシヨン層の上に設けられた高変形性の部材 で支持されている構造である。 この構造では、 高変形性の部材が押し込み力 に応じて変形しやすいので、 透光窓部材部分の押し込み歪み量を研磨層部分 の押し込み歪み量より大きくすることができる。
図 3に示す例は、 クッション層と研磨層の二層研磨パッドに透光窓部材が 備わっており、 透光窓部材が底面の接着層の上にある高変形部材で支持され ている構造であり、 図 2の構造より高変形部材の厚みが大きいので、 透光窓 部材部分の押し込み歪み量を研磨層部分の押し込み歪み量に比べてより大き くすることが可能である。
図 4に示す例は、 クッション層と研磨層の二層研磨パッドに透光窓部材が 備わっており、 透光窓部材部分を支持しているクッション層の厚みが研磨層 部分を支持しているクッション層の厚みより厚い構造となっている。 この構 造では、 透光窓部 の押し込み歪み量を研磨層部分の押し込み歪み量より大 きくすることが可能である。
図 5に示す例は、 研磨層単層パッドに透光窓部材が備わっており、 透光窓 部材が底面の接着層の上にある高変形性の部材で支持されている構造であ り、 透光窓部材部分の押し込み歪み量を研磨層部分の押し込み歪み量より大 きくすることが可能である。
なお、 高変形性の部材とは研磨層ゃクッション層よりも変形し易い部材で ある。 この変形し易いとは、 同一形状にした場合 (加成性や線形性等が考慮 できるものについてはそれを考慮しても良い) に同一の圧縮応力 (圧力) 下 で変形量が大なることを意味する。 かかる部材としては、 変形が大きく変形 回復性が高いので、 発泡シートを用いることが好ましい。 好ましくは、 その 圧縮弾性率として 0 . 0 0 I M P a以上、 0 . 8 M P a以下のものが用いら れる。 このような高変形部材を用いることで透光窓部材に一時的にかかる圧 力を効率的に吸収できるので、 被研磨材表面のスクラツチを大きく抑制でき る。 また、 透光窓部材ときつちり接着されている必要もあることから、 発泡 シートを基材として両面に接着層を有するフォーム型接着テープが好まし く、 この様な具体的な例として、 住友スリーェム社製のアクリルフォーム構 造用接着テープ Y— 4950、 Υ— 4930、 Υ— 4920、 Υ— 4914、 Υ— 4627、 Υ— 4630F、 Y— 4609、 Y— 4615、 Y— 460 4、 Y— 4608、 Y— 4612、 Y— 4620等や寺岡製作所社製の両面 テープ 7840 (0. 4白)、 7840 (0. 6白)、 782 (0. 8) 等を 挙げることができる。 この発泡シートは、 研磨スラリーの侵入を抑制する必 要があることから独立気泡からなる発泡シートであることが好ましい。 かか る発泡シートの好ましい具体的な例として、 大和紡績 (株) の EPTスポン ジの EPT# 120、 EPT# 140、 EPT# 300、 EPT# 310、 EPT# 320、 EPT#450を挙げることがてきる。
高変形部材の厚みや形状は研磨層ゃクッシヨン層、 透明窓部材の硬度や変 形性に応じ、 適宜調整して用いることができる。
本発明の定盤ホール力パーは、 光によって研磨状態を測定することが可能 な研磨装置の定盤のホールを覆って取り付ける透光窓部材とそれを支持する 部材及ぴ定盤に固定する手段を構成要素に持つ。 定盤ホール力パーとは、 定 盤に開けられている光線を透過できる様にしたホールの全面を覆い、 開口さ れた研磨パッドと共に用いられ、 研磨スラリーの侵入を抑えてかつ測定光を 透過させる機能を有する部材である。 本発明の定盤ホール力パーは、 透光窓 部材の上面積を A'、該透光窓部材に印加される荷重を W, としたときに、該 荷重が印加されたときの押し込み歪み量 (S, 1) が共に用いる研磨パッド の研磨層上面の任意の位置の面積 A, である領域に荷重 W' を印加したとき の押し込み歪み量 (S, 2) よりも大きいことを特徴とする。
ここでの透光窓部材の上面積 A, は、 先述の本発明の研磨パッドにおける 上面積を Aと同様に考えて良い。 上面積とは上面から見た透光窓部材の見か け面積である。 つまり、 上面からの投影面積と言うことができる。
荷重 W,及ぴ荷重の印加おょぴ押し込み歪み量(S, 1、 S, 2) の測定、 また、 その他好ましい構成については、 先述の研磨パッドに関する説明と同 様に解釈して本発明を実施することができる。
本発明においては、 定盤ホール力パーの透光窓部材上面の押し込み歪み量 が研磨層上面における押し込み歪み量より大きい訳であるが、 この様に構成 することにより過剰な圧力が局所的に生じても透光窓部材は押し込まれやす くなっており、この為に被研磨面のスクラツチの発生を抑えることができる。 以下、 具体的に例を挙げて説明すると、 透光窓部材を有する定盤ホール力 パーに印加する荷重としては、 1 0 0 g以上、 8 0 0 0 g以下の範囲が好ま しい。 かかる範囲は、 実際に被研磨面が研磨されている時に、 被研磨面から 透光窓部材上面または研磨層上面にかかる圧力範囲に相当する一定荷重範囲 であり、 前記の押し込み歪み量を求める際の一定荷重としても同範囲として 求めることが実際の研磨条件に則して好適な定盤ホールカバーとして得るこ とができるので好ましい。 また、 本発明の定盤ホールカバーは、 かかる 1 0 0 g以上、 8 0 0 0 g以下の範囲から選ばれる一定荷重のもとで、 透光窓部 材上面における押し込み歪み量が研磨層上面における押し込み歪み量の 1 . 5倍以上であることが好ましく、 さらに好ましくは 2 . 0倍以上、 またさら に好ましくは 2 . 5倍以上である。 定盤ホールカバーの透光窓部材上面の押 し込み歪み量が研磨層上面の押し込み歪み量よりも大きい程、 被研磨面に発 生させるスクラッチをより少なく抑えることができる。 該定盤ホール力パー の透光窓部材上面における押し込み歪み量が研磨層上面における押し込み歪 み量よりも大きくなる様な、 定盤ホールカバーの具体的な構造例として、 例 えば図 6の構造を挙げることができる。 透光窓部材が高変形部材で支持され ている構造で、 高変形部材は中央部がくり貫かれた構造で、 定盤ホールを覆 うように定盤に貼り付けられるので周りからの定盤ホールへの研磨スラリー の侵入を抑える様になつている。 本定盤ホールカバーは、 研磨パッドと独立 して定盤に貼り付けられるので、 研磨パッドの寿命により研磨パッドの取り 替えをおこなう際にも、 定盤ホールカバーの損傷が無ければ、 続けて使用す ることができるという利点がある。 高変形部材としては、 先述のものと同様 のものを使用することが可能である。
次に、 透光窓部材についてさらに詳細に説明する。 本発明の窓付き研磨パ ッドの透光窓部材と定盤ホール力パーの透光窓部材は同様の材料 ·特性を持 つたものを使用することができる。
本発明に用いる透光窓部材は、 好ましく、 マイクロゴム A硬度が 6 0度以 下の領域 (軟質透光層ともいう) とマイクロゴム A硬度が 8 0度以上の領域
(硬質透光層ともいう) を含むものであることが、 よりスクラッチの発生を 抑えることができ、 研磨中に透光窓部材表面と被研磨面との間にスラリーが 介在しない為に研磨状態を光学的に良好に測定できるという点で好ましい。 また、 前記の軟質透光層は研磨層の最表面側、 すなわち研磨面側の最表層、 に設けられることが好ましい。 軟質透光層と硬質透光層は層状に重なった構 造としても存在しうるが、 連続的に硬度が変化した態様であったり、 各々の ドメインが分布している状態でも存在しうる。
ここでマイク口ゴム A硬度について説明する。 この硬度は高分子計器社製 マイクロゴム硬度計 MD - 1で求めた値をいう。 マイクロゴム硬度計 MD
1は、 従来の硬度計では測定が困難であった薄物 ·小物の試料の硬さ測定を 実現するもので、 スプリング式ゴム硬度計 (デュ口メータ) A型の約 1 / 5 の縮小モデルとして、 設計'製作されているためその測定値は、 スプリング 式ゴム硬度計 A型の硬度と一致した値が得られる。 マイクロゴム硬度計 MD _ 1は、 押針寸法が直径 0 . 1 6 mm円柱形で高さが 0 . 5 mmの大きさの ものである。 荷重方式は、 片持ばり形板パネで、 ばね荷重は、 0ポイントで 2 . 2 4 mN、 1 0 0ポイントで 3 3 . 8 5 mNである。 針の降下速度は 1 0〜3 O mm/ s e cの範囲をステッピングモータで制御して測定する。 軟 質透光層おょぴ硬質透光層は厚みが 5 mmを切るので、 スプリング式ゴム硬 度計 A型では薄すぎる為に評価できないので、 該マイクロゴム硬度計 MD— 1で評価できる。
軟質透光層のマイクロゴム A硬度は、 好ましくは 5 0度以下、 さらに好ま しくは 4 0度以下である。 下限については特に限定はないが、 1 0度程度以 上のものを用いることが実用的である。 軟質透光層は、 基板へ接触した際に 柔らかいので、 基板表面で変形して軟質透光層表面が広い範囲で基板表面に 接触し、 その間に介在しているスラリーを接触表面外に排出しやすく、 スラ リーによる測定光の散乱が生じにくいので、 良好な研磨状態の測定が可能と なる。また、柔らかいので、基板表面のスクラッチを抑制することができる。 また、 硬質透光層と併用することにより、 軟質透光層が基板に接触した際 に軟質透光層が硬質透光層に裏面から支持され、 透明窓部材表面は基板表面 に押さえつけられやすくなり、 軟質透光層表面が変形して、 基板表面により 広い範囲で接触し、 介在しているスラリ一が接触表面外に排出されやすいの で、 光の散乱が生じにくく、 より良好な測定が可能となる。
軟質透光層の具体例として、 透明なゴムや透明なゲルを挙げることができ る。 このようなものを用いると、 基板に接触した際に軟質透光層表面の変形 が非常に速くおこなわれるためスラリーの排出が効率的におこなわれるので 好ましい。 透明なゴムの具体例として、 シリコーンゴムや軟質ポリウレタン ゴムを挙げることができる。 シリコーンゴムは、 ポリジメチルシロキサン骨 格の主鎖をシラン系の架橋剤等で反応させてゴムにすることができるが、 主 鎖の分子量と架橋剤の添加量によってマイクロゴム A硬度を自由にコント口 ールすることができ、 容易にマイクロゴム A硬度が 6 0度以下の軟質透光層 を硬質透光層の上に形成することが可能である。 具体的には、 東レダウコー ユングシリコーン社製の S E 9 1 8 5、 S E 9 1 8 6、 S E 9 1 8 6 L、 S E 9 1 8 7 L等を挙げることができる。 ポリウレタンゴムは、 ポリエチレン グリコール等の末端にカルビノールを有するポリエーテルとイソシァネート 系の架橋剤を反応させてゴムにすることができる。 ポリエーテルの分子量と 架橋剤の量をコントロールすることにより、 比較的容易にマイク口ゴム A硬 度が 6 0度以下の軟質透光層を硬質透光層の上に形成することが可能であ る。 ゲルとは、 あらゆる液体に不溶の三次元網目構造をもつ高分子及ぴその 膨潤体と定義されているが、 水に膨潤しているハイドロゲルと有機溶媒や有 機オリゴマーに膨潤しているオルガノゲルに分類される。 ハイドロゲルの具 体例として、 ポリビニルアルコールの三次元架橋体、 ポリヒドロキシェチル メタタリレートの三次元架橋体、 ポリアクリル酸の三次元架橋体、 ポリアク リル酸ソーダの三次元架橋体等の合成高分子ゲルや寒天、 ゼラチン、 ァガロ —ス、 力ラギーナ等の天然高分子ゲルを挙げることができる。 オルガノゲル の具体例としてシリコーンゴムにシリコーンオリゴマーを膨潤させたシリコ ーンゲルやポリゥレタンゴムにエチレングリコールオリゴマー等を膨潤させ たポリウレタンゲルを挙げることができる。 このゲルの中で、 比較的容易に 硬質透光層の上に軟質透光層を形成できるので、シリコーンゲルが好ましい。 マイクロゴム A硬度が 8 0度以上の硬質透光層としては、 例えば、 硬質ポ リウレタン、 ポリメチルメタアタリレート、 ポリカーボネート、 ナイロン、 ポリエステル、 透明 A B S、 ポリ塩化ビュル、 ポリフッ化ビニリデン、 ポリ エーテルサルホン、 ポリスチレン、 ポリエチレン、 ポリプロピレン、 ポリビ -ルアルコール等の硬質透明の高分子やガラス、 水晶、 透明酸化アルミニゥ ム、ィンジゥムチタンォキサイド等の透明な無機材料を挙げることができる。 軟質透光層と硬質透光層とは、 接着層を介さずに接合できることが、 透光 性を損なわないので好ましい。 軟質透光層の材質と硬質透光層の材質の組み 合わせは、 それぞれの材質の接着性を考慮して選択することが好ましい。 例 えば、 硬質透光層にガラスを選択した場合は、 軟質透光層としては、 軟質ポ リゥレタンゴムゃシリコーンゴムゃシリコーンゲルやポリウレタンゲノレ等が 接着性が良好であるので好ましい。 硬質透光層に硬質ポリウレタンを選択し た場合は、 軟質透光層として軟質ポリウレタンゴムゃポ.リウレタンゲル等が 接着性が良好であるので好ましい。硬質透光層にナイロンを選択した場合は、 ポリビエルアルコールの三次元架橋体やポリヒドロキシェチルメタクリレー トの三次元架橋体等の合成高分子ゲルが接着性が良好であるので好ましい。 透光窓部材のもう一つの好ましい例として、 その中に相分離構造を含んで いる態様が挙げられる。 かかる態様は、 相分離構造を有した透明樹脂を用い ることで得ることができる。 相分離構造を有する透明樹脂としては、 2種以 上の重合体もしくは (共) 重合体をブレンドして得られる多成分系樹脂組成 物の中で、 異種重合体同士が多相を形成してなる不均一構造の透明樹脂組成 物が好ましく、 さらには 2種以上の重合体もしくは (共) 重合体が溶融混練 されて得られる透明樹脂組成物であることが好ましい。 中でもゴムを含有し てなる透明樹脂組成物を用いることが、 透光窓部材によるスクラツチの発生 が抑制可能となる点から好ましい。
本発明における透光窓部材においては、 ゴムとそれ以外の透明樹脂成分が 相分離して、 不均一構造をとっている透明樹脂組成物が好適に使用される。 そのモルフォロジ一は、 透明樹脂マトリックス中にゴム粒子が分散相を形成 した海島構造を有するもの、 透明樹脂とゴムが層状に分離したラメラ構造を 有するものなどが挙げられるが、 中でも連続相が透明樹脂マトリッタスで、 分散相がゴム粒子である海島構造を有するものが好ましい。 ここで、 ゴム粒 子とはゴム質重合体を主成分とする重合体もしくは (共) 重合体をいい、 そ の粒子の形状については特に限定されるものでないが、 好ましくは球状もし くは楕円球状が好ましい。 さらに、 ゴム粒子径は特に限定されるものではな いが、 ゴム粒子の数平均粒子径が 0 . l〜1 0 0 m、 さらに 0 . 1〜1 0 μ πι、 特に 0 . 2〜5 /z mのものが好ましい。 なお、 ゴム粒子の数平均粒子 径は、 光学顕微鏡、 透過型電子顕微鏡、 走查型電子顕微鏡、 位相差顕微鏡な どにより観察した画像をデジタル画像解析して求められる。
本発明で用いられるゴムは、 o °c以下のガラス転移温度を有するものが好 適であり、 具体的にはブタジエンゴム、 スチレン一ブタジエン共重合体、 ァ クリロニトリノレーブタジエン共重合体、 スチレン一ブタジエンのプロック共 重合体、 アタリル酸プチループタジェン共重合体などのジェン系ゴム、 ポリ アクリル酸ブチルなどのアクリル系ゴム、 天然ゴム、 グラフト天然ゴム、 天 然トランス一ポリイソプレン、 クロロプレンゴム、 ポリイソプレンゴム、 ェ チレン一プロピレン共重合体、 エチレン一プロピレン一ジェン系三元共重合 体、 エチレン一アタリノレ共重合体、 クロロスノレホンィヒゴム、 ェピクロノレヒ ド リンゴム、 ェピクロルヒ ドリンーエチレンォキシド共重合体、 ポリエーテル ウレタンゴム、 ポリエステノレウレタンゴム、 二トリノレゴム、 プチノレゴム、 シ リコーンゴム、 フッ素ゴムなどが挙げられる。 なかでもブタジエンゴムまた はプタジェン共重合体などのジェン系ゴム、エチレン一プロピレン共重合体、 エチレン一プロピレン一ジェン系三元共重合体などのォレフィン系ゴムが透 明性が優れているので好ましい。
ゴム粒子は連続相である透明樹脂マトリッタスに均一に分散していること が望ましく、 そのためにゴム質重合体に、 透明樹脂マトリックスを構成する 単量体またはその重合体またはそれを含む (共) 重合体がグラフトされたも の、 また、 その他のゴム質重合体にエポキシ基、 イソシァネート基、 酸ハロ ゲン化物、 カルボン酸基、 無水酸基、 アミド基、 アミノ基、 イミノ基、 -ト リル基、 アルデヒド基、 水酸基、 エステル基などの官能基を少なくとも 1個 有する単量体で修飾されたものであることが好ましい。
透明樹脂組成物において、 ゴム以外の透明樹脂成分を通常含有し、 このよ うなものとしては熱可塑性透明樹脂あるいは熱硬化性透明樹脂の 、ずれでも 使用できる。 中でも、 透光窓部材の成型加工性の点から熱可塑性樹脂が好ま しく、 具体的にはポリオレフイン系樹脂、 ポリスチレン系樹脂、 ポリメチル メタタリレートゃポリアクリロ -トリルなどのポリアクリル系樹脂、 ポリ塩 化ビュルなどのポリハロゲン化ビニル系樹脂、 ポリフッ化ビニリデンゃポリ 塩化ビニリデンなどのポリハロゲン化ビニリデン樹脂、 ポリテトラフルォロ エチレンなどのポリテトラハロゲン化工チレン系樹脂、 ポリオキシメチレン などのポリオキシアルキレン系樹脂、 ポリアミド系樹脂、 ポリエチレンテレ フタレート、 ポリプチレンテレフタレート、 ポリエチレンナフタレートなど のポリエステル系樹脂、 ポリカーボネート系樹脂、 ポリビュルメチルエーテ ルなどのポリビニルアルキルエーテル系樹脂、 ポリ酢酸ビニル系樹脂、 ポリ ウレタン系樹脂、 ポリスルホン樹脂、 ポリフエ二レンスルフイ ド樹脂、 ポリ ァリレート樹脂などの熱可塑性透明樹脂が挙げられる。 これらのなかで、 透 明性の点からポリスチレン系樹脂、ポリアミド系樹脂、ポリエステル系樹脂、 ポリオレフイン系樹脂が本発明においてより好適である。
本発明の透明窓部材は上記の透明樹脂のマトリッタスにゴム粒子が分散し た不均一構造を有する透明樹脂組成物からなることが好ましい。 不均一構造 の透明樹脂組成物であれば特に限定されるものではないが、 好適な具体例と しては、 スチレン系単量体に不飽和カルボン酸アルキルエステルを共重合し た透明樹脂のマトリッタスにゴム粒子を分散相とする透明樹脂組成物とし て、透明ハイインパクトポリスチレン (H I _ P S )、 アタリロニトリループ タジェン—スチレン共重合体を含む透明樹脂組成物(透明 A B S樹脂)、ァク リロニトリル一アクリルゴム一スチレン共重合体を含む透明樹脂組成物 (透 明 AA S樹脂)、ァクリロニトリル一エチレンプロピレンゴム一スチレン共重 合体を含む透明樹脂組成物(透明 AE S樹脂)、メチルメタタリレートーブタ ジェン一スチレン共重合体を含む透明樹脂組成物(透明 MB S樹脂)、ァクリ ロニトリル一塩素化ポリエチレン一スチレン共重合体を含む透明樹脂組成物 (透明 A C S樹脂) などのゴム強化スチレン系樹脂を含む透明樹脂組成物が 挙げられる。 ポリオレフィン系樹脂マトリックスにゴム粒子を分散相とする 透明樹脂組成物として、 ポリエチレンを含む樹脂にォレフィン系ゴムを分散 した透明樹脂組成物、 ポリプロピレンを含む樹脂にォレフィン系ゴムを分散 した透明樹脂組成物、 ポリプロピレン—ポリエチレン共重合体を含む樹脂に ォレフィン系ゴムを分散した透明樹脂組成物が挙げられる。 ポリアミド系樹 脂マトリッタスにゴム粒子を分散相とする透明樹脂組成物として、 ポリアミ ドを含む樹脂に、 才レフィン系ゴムに無水マレイン酸を修飾したものを分散 した透明樹脂組成物が挙げられる。 ポリアミドとしては、 ナイロン 6、 ナイ ロン 8、 ナイロン 1 1、 ナイロン 1 2、 ナイロン 6 6、 ナイロン 6 8、 ナイ ロン 6 1 0などが挙げられる。 ポリエステル系樹脂にゴム粒子を分散相とす る透明樹脂組成物として、 ポリエステルを含む樹脂に、 ポリオレフイン系ゴ ムにグルシジル基を含むメタタリレートを修飾したものを分散した透明樹脂 組成物が挙げられる。ポリエステルとしては、ポリエチレンテレフタレート、 ポリブチレンテレフタレートなどが挙げられる。 さらに、 ポリ塩化ビュル系 樹脂にァクリロニトリル一ブタジエン共重合体を分散した透明樹脂組成物、 ポリメチルメタクリレートなどのァクリル系樹脂にァクリル酸ブチルースチ レン共重合体、 またはアクリル酸プチルーブタジエン共重合体を分散した透 明樹脂組成物が挙げられる。 これら透明樹脂組成物の中でも、 特にゴム強化 スチレン系樹脂に不飽和カルボン酸アルキルエステルを共重合したを含有す る透明樹脂組成物が、 スクラッチの発生を大きく抑制し、 透明性に優れてい るので、 より好適に用いられる。
(A) スチレン系単量体に不飽和カルボン酸アルキルエステルを共重合し た透明樹脂のマトリッタスにゴム粒子を分散相とする透明樹脂組成物として は、 スチレン単量体と不飽和カルボン酸アルキルエステル系単量体とシアン 化ビニル系単量体おょぴこれらと共重合可能な他のビニル系単量体から得ら れる (共) 重合体がゴム質重合体にグラフトした構造をとつたものと、 スチ レン単量体と不飽和カルボン酸アルキルエステル系単量体とシァン化ビュル 系単量体およびこれらと共重合可能な他のビニル系単量体から得られる(共) 重合体スチレン単量体から得られる (共) 重合体がゴム質重合体に非グラフ トした構造をとつたもを含むものである。 具体的にはゴム質重合体 10〜8 0重量部の存在下に、不飽和カルボン酸アルキルエステル系単量体(a)、 ス チレン単量体 (b)、 シアン化ビュル系単量体(c) およびこれらと共重合可 能な他のビニル系単量体 (d) からなる単量体混合物 20〜90重量部を共 重合せしめたグラフト共重合体(A)、不飽和カルボン酸アルキルエステル系 単量体 (a)、 スチレン単量体 (b)、 シアン化ビュル系単量体 (c) および これらと共重合可能な他のビュル系単量体 (d) からなるビニル系共重合体 (B) 0〜90重量部とからなるゴム質重合体の含有量が 5〜 30重量0 /0で ある熱可塑性透明樹脂が、 スクラッチが抑えられ透明性が高いので好適であ る。
上記 (a l) ゴム質重合体としては、 ガラス転移温度が 0。C以下のものが 好適であり、 ジェン系ゴムが好ましく用いられる。 具体的にはポリブタジェ ン、 スチレン一ブタジエン共重合体、 アタリロニト リノレーブタジエン共重合 体、 スチレンープタジェンのブロック共重合体、 アタリル酸ブチル一ブタジ ェン共重合体などのジェン系ゴム、 ポリアクリル酸ブチルなどのアタリル系 ゴム、 ポリイソプレン、 エチレン一プロピレン一ジェン系三元共重合体など が挙げられる。 なかでもポリブタジエンまたはブタジェン共重合体が好まし い。
ゴム質重合体のゴム粒子径は特に制限されないが、 ゴム粒子の重量平均粒 子径が 0. l〜10 zm、 特に 0. 2〜5 /zmのものが好ましい。 なお、 ゴ ム粒子の平均重量粒子径は 「Ru b b e r Ag e Vo l . 88 p. 4 84〜490 (1 960) b y E. S c hm i d t , P. H. B i d d i s o n」 記載のアルギン酸ナトリゥム法 (アルギン酸ナトリゥムの濃度に よりタリーム化するポリブタジエン粒子径が異なることを利用して、 クリー ム化した重量割合とアルギン酸ナトリゥム濃度の累積重量分率より累積重量 分率 50%の粒子径を求める) により測定する方法で求めることができ、 さ らに、 ゴム粒子の数平均粒子径は、 光学顕微鏡、 透過型電子顕微鏡、 走查型 電子顕微鏡、 位相差顕微鏡により観察した画像をデジタル画像解析して求め ることができる。
本発明において透光窓部材は前記の相分離構造を有する透明樹脂組成物が 研磨面側の最表層に構成されているが、 該樹脂組成物が研磨面側最表層に構 成されておれば、 該樹脂組成物単層であっても、 他の樹脂や無機材料等との 積層であってもよく、 また、 傾斜的に組成が変化する材料であっても構わな い。
本発明において透光窓部材は、 透明樹脂マトリッタスとゴム粒子との混合 物、 またはゴム粒子の存在下で透明樹脂が重合された組成物を予めホットブ レンダーゃ押し出し機で溶融混練した組成物、 または透明樹脂マトリックス とゴム粒子をミルで混合した混合物を、 射出成型機、 インジヱクシヨンプレ ス成型機、 押し出し成形機などにより樹脂シートを成形して必要に応じて所 望の大きさにする作業を行い、 得ることができる。
透光窓部材の一部は、 基板に接触しない時に研磨層の表面より上に位置す ることが好ましいが、 その研磨層の表面より上に位置する面 (特に最表面) が軟質透光層である場合は、 基板への接触時に透明窓部材は広い範囲で被研 磨材に接触して、 スラリ一が接触面外に排出されやすいので研磨状態の観察 を容易ならしめる。 透光窓部材の表面は、 研磨表面に当接して相対運動をす るために、 透光窓部材と研磨層の境界に応力が集中しやすい。 このため、 透 光窓部材の端部が研磨層表面より上に位置していると衝撃を受けやすいの で、 図 2〜図 6に示す如くに透光窓部材の表面の中央部を研磨層表面の上に 位置せしめ、 透光窓部材の端部は、 研磨層表面の下に位置せしめる様な形状 にすると、 被研磨材との接触時の衝撃が非常に少なく、 かつ光線が透過する 中央部での基板への接触面積が広くとれるので、 良好な研磨と良好な測定が できる。 透光窓部材の厚みは、 取り付ける位置と研磨層表面との相対的な位置関係 を考慮して決めることができる。 この際、 軟質透光層の厚みは 0 . 1 mm以 上あることが、 基板表面に軟質透光層表面が十分大きい接触面積で接触でき ることと基板へのスクラツチがはいりにくので好ましい。 硬質透光層の厚み は 0 . 1 mm以上あることが軟質透光層表面が十分大きい接触面積で接触で きるように支持できるので好ましい。 透光窓部材の大きさは、 ウェハー等の 基板を研磨しながら、 研磨パッドの裏側 (定盤側) から、 レーザー光または 可視光を基板の被研磨面に照射して、 研磨状態を測定する装置に応じて決め ることができる。
本発明の透光窓部材の裏面には、 定盤裏面からの測定光が直接反射しない ように、 光散乱層か反射防止層を設けることが、 良好な測定ができるので好 ましい。 光散乱層の形成方法としては、 透光窓部材裏面をサンドプラスト や薬品によるエツチング等で粗面化する方法や粒径が 1〜 3 0 m程度のシ リカゾルを含んだ溶液をコーティングして光散乱層を設ける方法などが挙げ られる。 反射防止層の形成方法としては、 例えば、 透光窓部材の裏面部分よ り低屈折率の被膜を光学的膜厚が光波長の 1 / 4ないしはその奇数倍になる ように、 ゥエツトコ一ティングあるいは真空蒸着のドライコーティング等で 形成することによって極小の反射率すなわち極大の透過率を与える方法が挙 げられる。 ここで光学的膜厚とは、 被膜の屈折率と該被膜の膜厚の積で与え られるものである。 反射防止膜は、 単層であっても多層であっても良く、 透 光窓部材の裏面部分の屈折率と反射防止性と接着性を考慮して、 最適な組み 合わせが決定される。 反射防止層を形成する方が、 正確な測定を期すること ができ、 精度の高い加工を可能たらしめるため好ましい。
本発明の透光窓部材の作製方法として、 熱硬化性樹脂を金型に流し込んで 成形する方法や、 熱可塑性樹脂を押し出し成形で所定の厚みに押し出す方法 が挙げられ、 また、 軟質透光層と硬質透光層を有する透光窓部材の場合は、 硬質透光層としてマイクロゴム A硬度が 8 0度以上の透明な材質で板を作製 し、 該硬質透光層の板上にマイクロゴム A硬度が 6 0度以下の軟質透光層を 形成する様な粘性液状前駆物質をコーティングして、 該硬質透光層上で反応 せしめて軟質透光層層を形成し、 所望の大きさに切断するという方法や所望 の形状の铸型に該軟質透光層を形成する様な粘性液状前駆物質を流し込ん で、 該硬質透光層を形成する板を铸型の開口部から接触させて反応せしめて 形成する方法等を挙げることができる。
本発明の研磨装置は、 上記述べたような研磨パッドと研磨パッドと被研磨 材との間にスラリーを供給する手段、 該研磨パッドと基板とを当接し相対移 動させて研磨を行う手段および前記研磨パッドに設けられた透光窓部材をと おして光学的に研磨状態を測定する手段を少なくとも具備するものである。 研磨パッド以外の手段は従来公知の手段を組み合わせて構成することができ る。 係る装置を用い、 研磨パッドと基板との間にスラリーを介在させた状態 で、 該研磨パッドと該基板との間に荷重を加え、 かつ該基板と該研磨パッド とを相対移動させることにより被研磨材を研磨することができ、 かつ該被研 磨材に光を照射することにより被研磨材の研磨状態を光学的に求めることが 可能である。
具体的には、 窓付き研磨パッドを使用する装置として例えば図 7に示すよ うな構成の装置が挙げられる。 定盤 1 7にはホール 1 1が形成され、 該研磨 パッドの透光窓部材 2がホール 1 1の上に位置するように設置されている。 定盤 1 7が回転している一部の間、 研磨へッド 1 0に保持される被研磨材 9 から見えるように、 このホール 1 1の位置が決められる。 光源 1 3は、 定雞 1 7の下にあって、 ホール 1 1が被研磨材 9に近接した時には、 光源 1 3か ら発進した入射光 1 5が定盤 1 7のホール 1 1、 窓部材 2を通過してその上 にある被研磨材 9の表面に当たるような位置に固定される。 被研磨材 9の表 面での反射光 1 6は、 ビームスプリッター 1 2で光検出部 1 4に導かれ、 光 検出部 14で検出された光の強度の波形を分析することによって、 被研磨材 表面の研磨状態を測定することができる。 また、 定盤ホールカバーを使用す る装置として例えば図 8に示すような構成の装置を挙げることができる。 定 盤 17にはホール 1 1が形成され、 透光窓部材と高変形部材からなる定盤ホ 一ルカパーで定盤ホール 1 1が覆われている。 定盤 17には開口部を有する 研磨パッドが貼り付けられているが、 この研磨パッドの開口部に定盤ホール 力パーが収まるように配置されている。
本発明の窓付き研磨パッドまたは定盤ホール力パーと研磨パッドを用い て、 研磨材 (スラリー状のものが好ましい) としてシリカ系スラリー、 酸化 アルミニウム系スラリー、 酸化セリウム系スラリー等を用いて半導体ウェハ 上での絶縁膜め凹凸や金属配線の凹凸を局所的に平坦化することができた り、 グローバル段差を小さくしたり、 ディッシングを抑えたりできる。 スラ リーの具体例として、 キヤポットネ土製の CMP用 CAB— 0_S PERE S E SC— 1、 CMP用 CAB— 0_S PERSE SC— 112、 CMP 用 SEMI—SPERSE AM 100, CMP用 S EM I— S P E R S E
AM100C、 CMP用 SEMI—SPERSE 12、 CMP用 SEM I -SPERSE 25、 CMP用 SEMI—S PERSE W2000、 CMP用 SEM I -SPERSE W—A400等を挙げることができる が、 これらに限られるわけではない。
本発明の窓付き研磨パッドまたは定盤ホールカバーと研磨パッドの対象 は、 例えば半導体ウェハの上に形成された絶縁層または金属配線の表面であ るが、 絶縁層としては、 金属配線の層間絶縁膜や金属配線の下層絶縁膜や素 子分離に使用されるシャロートレンチアイソレーンョンを挙げることがで き、 金属配線としては、 アルミ、 タングステン、 銅等であり、 構造的にダマ シン、デュアルダマシン、プラグなどがある。銅を金属配線とした場合には、 窒化珪素等のパリアメタルも研磨対象となる。 絶縁膜は、 現在酸化シリコン が主流であるが、 遅延時間の問題で低誘電率絶縁膜が用いられる様になる。 本発明の研磨パッドでは、 スクラッチがはいりにくい状態で研磨しながら研 磨状態を良好に測定することが可能である。半導体ウェハ以外に磁気へッド、 ハードディスク、 サフアイャ等の研磨に用いることもできる。
本発明の窓付き研磨パッドまたは定盤ホールカバーと同時に使用する研磨 パッドの研磨層表面には、ハイドロプレーン現象を抑える為に、溝切り形状、 ディンプル形状、 スパイラル形状、 同心円形状等、 通常の研磨パッドがとり 得る形状にして使用される。
本発明の窓付き研磨パッドまたは定盤ホールカバーと研磨パッドは、 研磨 前または研磨中に研磨層表面をダイヤモンド砥粒を電着で取り付けたコンデ ィショナ一でドレッシングすることが通常をおこなわれる。 ドレッシングの 仕方として、 研磨前におこなうパッチドレッシングと研磨と同時におこなう インサイチュウドレッシングのどちらでおこなうことも可能である。 ドレツ シンの際に、 本発明の透光窓部材の軟質透光層もコンディショナ一に接触し て研削されていく力 研磨層と同じ研削性かまたは研削されにくい材質を選 定することが、 軟質透光層表面の一部が研磨層表面より常に上に位置して、 基板表面に接触することができるので好ましい。
本発明の目的は、 ガラス、 半導体、 誘電/金属複合体及び集積回路等に平 坦面を形成するのに使用される研磨用パッド及ぴ本研磨パッドを備えた研磨 装置及び本研磨装置を用いた半導体デバイスの製造方法において、 基板表面 にスクラッチが少なく、 研磨中に研磨状態を光学的に良好に測定できる研磨 パッド及ぴ研磨装置及び半導体デバイスの製造方法を提供するものである。 本宪明の研磨方法における A"、 W"、 S " 1 , S " 2は、 前記研磨パッド において説明した各々 A、 W、 S l 、 S 2と同様に解釈可能であり、 好適に 使用可能な研磨パッドゃ透光窓部材ゃ使用の具体的態様についても既に説明 したとおりである。 実 施 例
以下、 実施例にそってさらに本発明の詳細を説明する。 本実施例において 各特性は以下の方法で測定した。
1. 押し込み歪み量測定装置:インスト口ン社製 万能材料試験機 Mode 11185
( 1 ) 測定方法:クロスへッ ド方式
(2) 圧子:アルミ製の窓部材の上面面積の 90%となり、 同じ形状で研磨 層部分に接触しない形状のものを特別製作し、 上記万能材料試験機に取り付 けて使用した。
( 3 ) 測定温度: 23 DC
(4) 試験速度: 0. 1mm/分
( 5 ) データ処理:インスト口ン社製データ処理システム" Merlin" データ 取得間隔は、 100msecでおこなった。
(6) 一定荷重での押し込み歪み量:一定重量 (荷重) を加えた時の歪みと 一定重量 (荷重) の 1 0%加え時の歪みの差を一定荷重での押し込み歪み量 とした。
(7) 一定圧力での押し込み歪み量:一定荷重を加えた時の歪みと押し込み 治具の接触面積から圧力を求めた一定圧力の押し込み歪み量とし、 一定圧力 の 10%加えた時の歪み差を一定圧力での押し込み歪み量とした。
2. マイクロゴム A硬度:高分子計器(株) (所在地:京都市上京区下立売 室町西入) のマイクロゴム硬度計 "MD— 1" で測定する。
マイクロゴム硬度計 "MD— 1" の構成は下記のとおりである。

( 3 ) レベル調整器: レベル調整用本体脚およぴ丸型水準器。
3. スクラッチ評価用テストウエノ、:酸化膜付き 6インチシリコンウェハ (酸化膜厚: Ι μΐη) を使用する。
4. スクラッチの評価:窓付き研磨パッドについては図 6の研磨装置を使 用して、 定盤径: 51 (cm), 定盤回転数: 60 (r pm)、 研磨へッド回 転数: 60 (r pm)、研磨圧力: 0. 05 (MP a) の研磨条件とし、 旭ダ ィャモンド工業 (株) のコンディショナー (,, CMP— M") を用い、 押しつ け圧力 0. 04 (MP a)、 コンディショナー回転数 25 r pmでインサイチ ユウドレッシングしながら、 スラリーとしてキヤボットネ土製 S C— 1を 20 0 ( c c 分) 供給して、 2分研磨をおこなった。 研磨した酸化膜付き 6ィ ンチシリコンウェハを良く洗浄した後、 トップコン社製ゴミ検査装置 WM— 3で 0. 5 μΐη以上のスクラッチを測定した。 定盤ホールカバ については 図 7の研磨装置を使用し、 条件は上記と同じとした。
5. 窓付き研磨パッドの透光窓部材または定盤ホールカバーの透光窓部材 がどれだけ良好に研磨状態を測定できるか調べる方法:図 6または図 7のゥ ヱハ研磨装置を使用し、レーザー光 532 nmを用い、定盤径: 51 (cm), 定盤回転数: 60 (r pm)、 研磨ヘッド回転数: 60 (r pm)、 研磨圧力 : 0. 05 (MP a) の研磨条件とし、 旭ダイヤモンド工業 (株) のコンデ イショナー (,, CMP— M") を用い、 押しつけ圧力 0. 04 (MP a), コ ンディショナ一回転数 25 r p mでィンサイチュゥドレッシングしながら研 磨をおこなった。 透明な溶液で粘度がスラリーとほぼ同じであるキサンタン ガム (多糖類) の 90 p pm水溶液を 200 ( c c /分) 供給しながら、 上 記研磨条件で研磨した時のレーザー光の反射光を光検出部で検出した反射光 強度を測定し、 入射光強度との比をブランク反射率とした。 スラリーとして キヤポット社製 SC— 1を 200 (c c/分) 供給しながら、 上記研磨条件 で研磨した時のレーザー光の反射光を光検出部で検出した反射光強度を測定 し入射光強度との比をスラリ一供給時反射率とした。 スラリ一供給時反射率 がブランク反射率に比べてどの程度維持しているかで、 透光窓部材がどれだ け良好に研磨状態を測定できるかの指標とした。 スラリ一が窓部材表面と基 板表面に介在している程、 低下が大きくなる。
6.窓付き研磨パッドの作製方法: 口デール社製 I C一 1000研磨層(厚 み 1 · 25mm、 直径 51 cmの円形) に、 幅 2. Omm、深さ 0. 5 mm、 ピッチ 45mmのいわゆる X— Yグループカ卩ェ (格子状溝加工) を施した。 該研磨層の所定の位置に 19X 57 mmの長方形の開口部をくり抜く。 所定 の厚みのゴムシート (マイクロゴム A硬度 =50度) を該研磨層と両面接着 テープで貼り合わせ、 さらにゴム裏面側に両面接着テープを貼り合わせる。 該研磨層の開口部のゴムシート部分を同じ開口面積でく り抜く。 その後、 ゴ ムシ一ト裏面に両面接着テープを貼り合わせ、 該研磨層 ゴムシートの開口- 部の裏面両面接着テープに 1 3 X 5 Ommの長方形でくり抜きを与える。 あ らかじめ下記実施例に記載の透光窓部材を作製しておき、 下記実施例に記載 の高変形部材で 1 8. 5 X 56. 5mmの面積のもので、 まん中を 1 3 X 5 Ommでくり抜いた形のものを用意しておき、 該高変形部材を研磨層ノゴム シート開口部に挿入して、 裏面接着テープの肩部分に接着する。 さらに該高 変形部材の上に用意した透光窓部材を貼り合わせる。 作製された該透光窓部 材付き研磨パッドは、 図 7の研磨装置の定盤に、 定盤のホールと研磨パッド の透光窓部材がー致するように固定する。
7. 定盤ホールカバーの作製方法および同時に使用する開口部を有する研 磨パッドの作製方法。 :下記実施例に記載の透光窓部材を作製しておき、下記 実施例の高変形部材で両面に接着層を設けておき 1 8. 5 X 56. 5 mmの 面積で、 まん中を 1 3 X 5 Ommでく り貫き、 透光窓部材と該高変形部材を 一体化して定盤ホール力パーを作製する。 図 7の研磨装置の定盤ホールの部 分にホール全体が覆われる様に該定盤ホールカバーを定盤に貼り付ける。 同 時に使用する開口部を有する研磨パッドはロデール社製 I C一 1000研磨 層 (厚み 1. 25mm, 直径 51 cmの円形) に、 幅 2. 0 mm、 深さ 0. 5mm、 ピッチ 45minのいわゆる X— Yグループ加工 (格子状溝加工) を 施した。 所定の厚みのゴムシート (マイクロゴム A硬度 =50度) を該研磨 層と両面接着テープで貼り合わせ、 さらにゴム裏面側に両面接着テープを貼 り合わせる。 該研磨パッドに定盤ホールと同じ位置に 2 1 X 59 mmの開口 部をくり貫き、 定盤に貼り付けた該定盤ホールカバーが該研磨パッドの開口 部の中央に収まる様に該研磨パッドを貼りつける。
実施例 1
東レ (株) トヨラック 920 (透明 AB S樹脂) を用いて、 60° ( 〜 80 °Cの成形温度で金型を使用し厚み 0. 4mmで幅、 長さが 1 8. 5 X 56. 5mm、 上面の 4つ角および 4つの縁は 0. 4 mmの Rがついている透明 A B Sの透明窓部材を作製した。 該透光窓部材のマイク口ゴム A硬度は 99度 であった。 口デール社 I C一 1000に lmmの NBRゴムシートを貼り合 わせた研磨パッドを作製した。該研磨パッドの定盤ホールと同じ位置に 19. 5X 57. 5mmの開口部をあける。 この開口部を空けた研磨パッドのゴム 側に住友 3M (株) 製 442 J両面テープを貼り、 開口部の中央の両面テー プ部分に 13 X 5 Ommのくり貫きをいれる。 大和紡績 (株) EPTスポン ジ EPT# 140の厚み 1. 8 mmの高変形部材を用意し、 片面に住友 3 M
(株) 製 442 J両面テープを貼り、 18. 5 X 56. 5 mmの大きさで、 中央部が 13 X 5 Ommのくり貫きをいれる。 該クッション部材と該透明窓 部材を接合させた後、 開口部を設けた研磨パッドの裏面両面テープ肩部分に 貼り付けて窓付き研磨パッドを作製する。 該窓付き研磨パッドの透光窓部材 上面は、 周辺の研磨層上面より約 0. 2 mm程上に突き出ている。 該透光窓 部材部分に 17X 55 mmの接触面を有する押し込み治具を介して重量 37 40 gを印加した時の押し込み歪み量は 0. 27mmであった。 研磨層部分 に同じ押し込み治具で同じ重量を印加した押し込み歪み量は 0. 05 mmで あつた。 従って透光窓部材部分の押し込み歪み量は研磨層部分の押し込み歪 み量の 5. 4倍であった。 該窓付き研磨パッドで、 6インチ酸化膜付きシリ コンウェハの研磨をおこなった。 スクラッチ数は 17個と少なかった。 キサ ンタンガム水溶液での研磨中のプランク反射率は 60%であり、 スラリーで の研磨中のスラリ一供給時反射率は 50 %で低下が少ないことから、 スラリ 一が透光窓部材とウェハの間にほとんど介在せず、 良好に観測できることが わかった。
実施例 2
実施例 1と同様の透明 AB Sの透明窓部材を作製する。 大和紡績 (株) E PTスポンジ EPT# 300の厚みが 1. 7 mmの高変形部材を用意し、 両 面に住友 3 M (株) 製 442 J両面テープを貼り合わせ、 18. 5X 56. 5 mmの大きさで、 中央部が 13 X 50mmのくり貫きをいれる。 該透明窓 部材と該クッション部材を接合して定盤ホールカバーを作製する。 口デール 社 I C— 1000に lmmの NBRゴムシートを貼り合わせ、 ゴム裏面側に 住友 3M (株)製 442 J両面テープを貼り合わせて研磨パッドを作製する。 該研磨パッドの定盤ホールと同じ位置に 21 X 59 mmの開口部をくり貫 く。 該定盤ホールカバーの該透光窓部材部分に 17X 55 mmの接触面を有 する押し込み治具を介して重量 3000 gを印加した時の押し込み歪み量は 0. 15mmであった。 該研磨パッドの研磨層部分に同じ押し込み治具で同 じ重量を印加した時の押し込み歪み量は 0. 04mmであった。 従って透光 窓部材の押し込み歪み量は研磨層部分の押し込み歪み量の 3. 75倍であつ た。 該定盤ホールカバーを貼り付け、 該研磨パッドも開口部に定盤ホール力 パーが収まる様に定盤に貼り付ける。 該定盤ホール力パーの透明窓部材上面 は該研磨パッドの研磨層上面より約 0. 1mm程上に突き出ている。
該研磨パッドと該定盤ホールカバーを用いて 6インチ酸化膜付きシリコン ウェハの研磨をおこなった。 スクラッチ数は 10個と少なかった。 キサンタ ンガム水溶液での研磨中のプランク反射率は 55%であり、 スラリーでの研 磨中のスラリ一供給時反射率は 48 %で低下が少ないことから、 スラリーが 定盤ホールカバーの透光窓部材とウェハの間にほとんど介在せず、 良好に観 測できることがわかった。
実施例 3
MMAを重合して PMMAの 0. 3 mmの板を作製し、 東レ.ダウコ一二 ング ·シリコーン (株) 製の 1液型シリコーン S E 9185をコーティング して 0. 3 mmの厚みを積層して、 0. 6 mm厚みで 18. 5X 56. 5 m mの透明窓部材を作製する。 シリコーンゴム側のマイクロゴム A硬度は 50 度であり、 PMMA側のマイクロゴム A硬度は 99度であった。 ロデーノレ社 I C一 1000に厚みが 1 mmで密度が 0. 1の発泡ポリウレタンシートを 貼り合わせた研磨パッドを作製した。 該研磨パッドの定盤ホールと同じ位置 に 19. 5X 57. 5mmの開口部をあける。 この開口部をあけた研磨パッ ドの発泡ポリウレタン側に住友 3 M (株) 製 442 J両面テープを貼り、 開 口部の中央の両面テープ部分に 13X 50mmのくり貫きをいれる。 大和紡 績 (株) EPTスポンジ # 140の厚みが 1. 6mmの高変形部材を用意し 片面に住友 3M (株) 製 442 J両面テープを貼り、 18. 5X 56. 5 m mの大きさで、 中央部が 13 X 5 Ommのくり貫きをいれる。 該クッション 部材と該透明窓部材を接合させた後、 開口部を設けた研磨パッドの裏面両面 テープ肩部分に貼り付けて窓付き研磨パッドを作製する。 該窓付き研磨パッ ドの透光窓部材上面は、 周辺の研磨層上面より約 0. 1mm程上に突き出て いる。 該透光窓部材部分に 17X 55 mmの接触面を有する押し込み治具を 介して重量 1500 gを印加した時の押し込み歪み量は 0. 11mmであつ た。 研磨層部分に同じ押し込み治具で同じ重量を印加した時の押し込み歪み 量は 0. 05mmであった。 従って透光窓部材の押し込み歪み量は研磨層部 分の押し込み歪み量の 2. 2倍であった。 該透光窓部材付き研磨パッドで、 6インチ酸化膜付きシリコンウェハの研磨をおこなった。 スクラッチ数は 1 5個と少なかった。 キサンタンガム水溶液での研磨中のブランク反射率は 4 5 %であり、 スラリ一での研磨中のスラリ一供給時反射率は 38 %で低下が 少ないことから、 スラリーが透光窓部材とウェハの間にほとんど介在せず、 良好に観測できることがわかつた。
実施例 4
実施例 3と同様の透光窓部材を作製する。 大和紡績 (株) EPTスポンジ EPT# 140の厚みが 1. 7 mmの高変形部材を用意し、 両面に住友 3 M (株) 製 442 J両面テープを貼り合わせ、 18. 5X56. 5 mmの大き さで、 中央部が 13 X 5 Ommのくり貫きをいれる。 該透明窓部材と該タツ ション部材を接合して定盤ホールカバーを作製する。 口デール社 I C._ 10 00/S u b a 400の積層研磨パッドに定盤ホールと同じ位置に 21 X 5 9mmの開口部をくり貫く。 該定盤ホールカバーの該透光窓部材部分に 17 X 55 mmの接触を有する押し込み治具を介して 2000 gを印加した時の 押し込み歪み量は 0. 14mmであった。 該研磨パッドの研磨層部分に同じ 押し込み治具で同じ重量を印加した時の押し込み歪み量は 0. 02 mmであ つた。 従って透光窓部材の押し込み歪み量は研磨層部分の押し込み歪み量の 7倍であった。 該定盤ホールカバーを貼り付け、 該研磨パッドも開口部に定 盤ホールカバーが収まる様に貼り付ける。 該定盤ホールカバーの透明窓部材 上面は該研磨パッドの研磨層上面より約 0. 2mm程上に突き出ている。 該 研磨パッドと該定盤ホールカバーを用いて 6ィンチ酸化膜付きシリコンゥェ ハの研磨をおこなった。 スクラッチ数は 17個と少なかった。 キサンタンガ ム水溶液での研磨中のブランク反射率は 55%であり、 スラリーでの研磨中 のスラリ一供給時反射率は 48 %で低下が少ないこと力ゝら、 スラリ一が透光 窓部材とウェハの'間にほとんど介在せず、良好に観測できることがわかった。 実施例 5
ポリエーテル系ウレタンポリマーであるュニロ一ヤノレアジプレン L一 32 5を 300 gと 4, 4, 一メチレン一ビス 2—クロロア二リン 76 gを混合 して、 铸型に注型して、 厚み 0. 25 mmの硬質ポリウレタンの板を作製す る。 該硬質ポリウレタン板のマイクロゴム A硬度は 95度であった。 硬質ポ リウレタン板部分を 18. 5 X 56. 5 mmの大きさで切り出して、 透光窓 部材を作製した。 I C一 1000に lmmのゴムシートを貼り合わせた研磨 パッドと該透光窓部材と、 高変形部材として住友スリーェム (株) 製アタリ ルフォーム接着テープ Y— 4620を用いて透光窓部材付き研磨パッドを作 製した。 該透光窓部材付き研磨パッドの透光窓部材部分の圧力 400 gの時 の押し込み歪み量は 0. 2 lmmであった。 研磨層部分の押し込み歪み量は 0. 06 mmであった。 従って透光窓部材部分の押し込み歪み量は研磨層部 分の押し込み歪み量の 3. 5倍であった。 該透光窓部材付き研磨パッ ドで、 6ィンチ酸化膜付きシリコンウェハの研磨をおこなった。 スクラッチ数は 2 0個と少なかった。 キサンタンガム水溶液での研磨中のブランク反射率は 5 0 %であり、 スラリ一での研磨中のスラリ一供給時反射率は 40 %で低下が 少ないことから、 スラリーが透光窓部材とウェハの間にほとんど介在せず、 良好に観測できることがわかった。
実施例 6
0. 5 mm厚みのガラス板を用意する。 ガラス板の裏面には、 フッ化マグ ネシゥムを蒸着処理して単層の反射防止膜を設ける。 ガラス板のマイクロゴ ム A硬度は 100度であった。 東レ .ダウコ一二ング.シリコーン (株) 製 の 1液型シリコーン S Eせ 9185をコーティングして 0. 3 mmの厚みを 積層する。 60°Cで 1時間静置し、 積層体を 18. 5 X 56. 5 mmの大き さにダイアモンドカッターで切り出して、 シリコーンゴムの部分を力ッター ナイフで切り出し、 図 7の形の透光窓部材を作製した。 軟質透光層のマイク 口ゴム A硬度は 30度であった。 I C—1000に 1. 5 mmのゴムシート を貼り合わせた研磨パッドと該透光窓部材と、 高変形部材として住友スリー ェム (株) 製アクリルフォーム接着テープ Y— 4620を用いて透光窓部材 付き研磨パッドを作製した。 該透光窓部材付き研磨パッドの透光窓部材部分 の圧力 400 gの時の押し込み歪み量は 0. 2 lmmであった。 研磨層部分 の押し込み歪み量は 0. 06mmであった。 従って透光窓部材部分の押し込 み歪み量は研磨層部分の押し込み歪み量の 3. 5倍であった。 該透光窓部材 を使用して、 透光窓部材付き研磨パッドを作製し、 6インチ酸化膜付きシリ コンウェハの研磨をおこなった。 スクラッチ数は 5個と少なかった。 キサン タンガム水溶液での研磨中のブランク反射率は 60%であり、 スラリーでの 研磨中のスラリ一供給時反射率は 48 %で低下が少ないことから、 スラリー が透光窓部材とウェハの間にほとんど介在せず、 良好に観測で.ぎることがわ かった。
比較実施例 1
ポリエーテノレ系ウレタンポリマーであるュニローヤルアジプレン L一 32 5を 300 gと 4, 4, ーメチレン一ビス 2—クロロア二リン 76 gを混合 して、 铸型に注型して、 厚み 1. 25 mmの硬質ポリウレタンの板を作製す る。 該硬質ポリウレタン板のマイクロゴム A硬度は 95度であった。 該硬質 ポリウレタン板を 18. 5X 56. 5 mmに切り出して透光窓部材とし、 透 光窓部材付き研磨パッドを作製した。 I C— 1000に開口部 19 X 57m mをくり抜き lmm厚みのゴムシートを両面テープで接着した後、 開口部の ゴムシート部分を 13X50mmにくり抜く。 該透光窓部材を該開口部に揷 入してゴムシートの肩部分に接着して、 透光窓部材付き研磨パッドを作製し た。 該透光窓部材付き研磨パッドの透光窓部材部分の圧力 400 gの時の押 し込み歪み量は 0. 03 Slumであった。研磨層部分の押し込み歪み量は 0.
07 mmであった。 従って透光窓部材部分の押し込み歪み量は研磨層部分の 押し込み歪み量より小さかった。 該透光窓部材付き研磨パッドを使用して、 6ィンチ酸化膜付きシリコンウェハの研磨をおこなった。 スクラッチ数は 1 10個と多かった。 キサンタンガム水溶液での研磨中のプランク反射率は 5 5 %であり、 スラリ一での研磨中のスラリ一供給時反射率は 15 %で低下が 大きく、 スラリーが透光窓部材とウェハの間に多く介在して、 良好に観測で きないことがわかった。
比較実施例 2
透明 ABSで厚み 1. 3 mmで 18. 5X 56. 5 mmの透光窓部材を作 製した。 該透光窓部材のマイクロゴム A硬度は 99度であった。 口デール社
1 C— 1000に定盤ホールと同じ位置に 19. 5 X 57. 5 mmの開口部 をあける。 厚み 1 mmの NBRゴムシートの両面に住友 3 M (株) 製 442 J両面テープを貼り付ける。 開口部を有する I C一 1000にこの NBRゴ ムシートを貼り合わせる。 開口部の中央の NBRゴム部分に 1 3 X 5 Omm のくり貫きをいれる。 該透光窓部材を該開口部に収まる様にして、 ゴムおよ ぴ両面テープの肩部分に貼り付けて窓付き研磨パッドを作製する。 該窓付き 研磨パッドの透光窓部材上面は、 周辺の研磨層上面より約 0. 1mm程上に 突き出ている。 該透光窓部材部分に 1 7 X 55 mmの接触面を有する押し込 み治具を介して重量 3000 gを印加した時の押し込み歪み量は 0. 05m mであった。 研磨層部分に同じ押し込み治具で同じ重量を印加した押し込み 歪み量は 0. 04mmであった。 従って透光窓部材部分の押し込み歪み量は 研磨層部分の押し込み歪み量の 1. 25倍であった。該窓付き研磨パッドで、 6ィンチ酸化膜付きシリコンウェハの研磨をおこなった。 スクラッチ数は 3 00個と非常に多かった。 キサンタンガム水溶液での研磨中のブランク反射 率は 60 %であり、 スラリ一での研磨中のスラリ一供給時反射率は 50 %で 低下が少ないことから、 スラリーが透光窓部材とウェハの間にほとんど介在 せず、 良好に観測できることがわかった。
比較実施例 3
実施例 1と同様の透明 ABSの透明窓部材を作製する。 厚みが 1. 9mm の NBRゴムシートを用意し、 両面に住友 3M (株) 製 442 J両面テープ を貼り合わせ、 18. 5 X 56. 5 mmの大きさで、 中央部が 1 3 X 5 Om mのくり貫きをいれる。 該透明窓部材と該クッション部材を接合して定盤ホ 一ルカバーを作製する。 口デール社 I C一 1 000に lmmの NBRゴムシ ートを貼り合わせ、 ゴム裏面側に住友 3M (株) 製 442 J両面テープを貼 り合わせて研磨パッドを作製する。 該研磨パッドの定盤ホールと同じ位置に 21 X 59 mmの開口部をくり貫く。 該定盤ホールカバーの該透光窓部材部 分に 1 7 X 55 mmの接触面を有する押し込み治具を介して重量 3000 g を印加した時の押し込み歪み量は 0. 05mmであった。 該研磨パッドの研 磨層部分に同じ押し込み治具で同じ重量を印加した時の押し込み歪み量は 0 . 0 4 mmであった。 従って透光窓部材の押し込み歪み量は研磨層部分の 押し込み歪み量の 1 . 2 5倍であった。 該定盤ホールカバーを貼り付け、 該 研磨パッドも開口部に定盤ホールカバーが収まる様に定盤に貼り付ける。 該 定盤ホールカバーの透明窓部材上面は該研磨パッドの研磨層上面より約 0 . l mm程上に突き出ている。
該研磨パッドと該定盤ホール力パーを用いて 6インチ酸化膜付きシリコン ウェハの研磨をおこなった。 スクラッチ数は 2 6 0個と多かった。 キサンタ ンガム水溶液での研磨中のブランク反射率は 5 5 %であり、 スラリーでの研 磨中のスラリ一供給時反射率は 4 8 %で低下が少ないこと力 ら、 スラリーが 定盤ホールカバーの透光窓部材とウェハの間にほとんど介在せず、 良好に観 測できることがわかった。

Claims

請 求 の 範 囲
1 . 研磨層と該研磨層の一部に形成された開口部に透光窓部材とを有 する研磨パッドであって、 透光窓部材の上面積を A、 該透光窓部材に印加さ れる荷重を Wとしたときに、 該荷重が印加されたときの透光窓部材の押し込 み歪み量 (S 1 ) 力 研磨層上面の任意の位置の面積 Aである領域に荷重 W を印加したときの押し込み歪み量 (S 2 ) よりも大きいことを特徴とする研 磨ノ ッド。
2 . S 1 / S 2≥1 . 5である請求項 1記載の研磨パッド。
3 . 前記透光窓部材が高変形性の部材により支持されていることを特 徴とする請求項 1または 2記載の研磨パッド。
4 . 前記高変形性の部材の圧縮弾性率が 0 . 0 0 1 M P a以上、 0 . 8 M P a以下である請求項 3記載の研磨パッド。
5 . 前記透光窓部材の少なくとも一部が研磨層表面よりも上に位置す る請求項 1〜4のいずれかに記載の研磨パッド。
6 . 前記透光窓部材は、 マイクロゴム A硬度が 6 0度以下の領域とマ イク口ゴム硬度が 8 0度以上の領域とを有する請求項 1〜 5のいずれかに記 載の研磨パッド。
7 . 前記透光窓部材は、 相分離構造を含んでいる請求項 1〜 6のいず れかに記載の研磨パッド。
8. 請求項 1〜 7のいずれか記載の研磨パッド、 該研磨パッドと被研 磨材との間に研磨材を供給する手段、 該研磨パッドを被研磨材に当接し相対 移動せしめて研磨を行う手段および透光窓部材をとおして被研磨材の研磨状 態を光学的に測定する手段を少なくとも具備する研磨装置。
9. 請求項 8記載の研磨装置を用いて半導体基板の表面を研磨するェ 程を含む半導体デバイスの製造方法。
10. 開口した研磨パッドと共に用い、 光学的に研磨状態の測定が可 能な研磨装置の定盤のホール部に取り付ける透光窓部材を有する定盤ホール カバーであって、該透光窓部材の上面積を A'、該透光窓部材上面に印加され る荷重を W' としたとき、 該荷重が印加されたときの押し込み歪み量 (S' 1) 力 共に用いる研磨パッドの研磨層上面の任意の位置の面積 A, である 領域に荷重 W, を印加したときの押し込み歪み量 (S, 2) よりも大きいこ とを特徴とする定盤ホールカバー。

12. 前記透光窓部材が高変形性の部材により支持されていることを 特徴とする請求項 10または 11記載の定盤ホールカバー。
13. 前記高変形性の部材の圧縮弾性率が 0. O O lMP a以上 0. 8MP a以下である請求項 12記載の定盤ホール力パー。
14. 研磨の開始前、 前記透光窓部材上面の少なくとも一部が研磨パ ッドの研磨層表面より上に配置されて用いられることを特徴とする請求項 1 0〜1 3のいずれかに記載の定盤ホール力パー。
1 5 . 前記透光窓部材は、 マイクロゴム A硬度が 6 0度以下の領域と とマイクロゴム A硬度が 8 0度以上の領域とを有する請求項 1 0〜1 4のい ずれかに記載の定盤ホールカバー。
1 6 . 前記透光窓部材は、 相分離構造を含んでいる請求項 1 0〜1 5 のいずれかに記載の定盤ホールカバー。
1 7 . 請求項 1 0〜1 6のいずれかに記載の定盤ホールカバーと該定 盤ホールカバーにその開口部を嵌合可能な研磨パッド、 該研磨パッドと被研 磨面との間に研磨材を供給する手段、 該研磨パッドを被研磨面を当接し相対 移動せしめて研磨を行う手段おょぴ透光窓部材をとおして被研磨材の研磨状 態を光学的に測定する手段を少なくとも具備する研磨装置。
1 8 . 請求項 1 7記載の研磨装置を用いて半導体基板の表面を研磨す る工程を含む半導体デバイスの製造方法。
1 9 . 定盤上に、 研磨層を具備する研磨パッドと該研磨パッドの一部 を構成しあるいは別体の透光窓部材とを被研磨材に当接可能に配置し、 該透 光窓部材の上面積を A"、該透光窓部材上面に印加される荷重を W"としたと き、 該荷重が印加されたときの押し込み歪み量 (S " 1 ) 力 前記研磨パッ ドの研磨層表面の任意の位置の面積 A" である領域に荷重 W" を印加したと きの押し込み歪み量 (S " 2 ) よりも大きくなるようにし、 前記透光窓部材 をとおして被研磨材の研磨状態を光学的に測定しながら該研磨パッドと被研 磨材との間に研磨材を供給して被研磨材を研磨する研磨方法。
