[0065] 本発明に従う第一の及び第二の銅をベースとする金属の研磨組成物の効果を実 証するために、多くの実施例及び比較例が製造され試験された。
[0066] 添加剤組成物は、 3枚羽根の混合プロペラを備えたベンチトップ (bench— top)混 合機を使用する 3000mLの HDPE混合容器中で添加剤成分を混合することにより、 2500gバッチで製造された。添加剤成分のそれぞれの量は下記の表に示す。添カロ 剤組成物の製造に続!ヽて、添加剤組成物と過酸ィ匕水素水をジルコユアゾルへ添カロ することにより研磨組成物を製造した。研磨成分のそれぞれの量を以下の組成表中 に示した。

[0089] 上記の表中に記載されたそれぞれのスラリー組成物は少なくとも 1つの試験ウェハ 一を研磨するために使用された (銅ブランケット試験ウェハー及び Z又は銅パターン 試験ウェハー)。研磨は 50rpmのテーブル速度及び 50rpmのキャリア速度で 3psiの 圧力下で研磨機を用いて行われた。 20秒間の条件サイクルを 125 のディスクを用 いて行った。続けて 10秒脱チャック水洗浄サイクルを行った。 lOOmLZ分のスラリー 流速が適用された。ブランケット試験ウェハーは、単回の研磨サイクルに付された。 パターン試験ウェハーは、単回又は 2回の研磨サイクルに付された。
[0090] それぞれの組成物につ!、て遂行された試験は以下の結果の表中で観ることができ る。ブランケット試験ウェハーは、それぞれのスラリー組成の銅除去速度を決定する ために評価された。除去速度の評価は、ブランケット試験ウェハーに研磨サイクルを 遂行し、研磨サイクルの前後双方のブランケット試験ウェハーの銅層の厚さを測定す ることにより行われた (例えば、シートレジスタンスメーターを用いて)。銅層の厚さに おける差異が測定され、測定値から銅除去速度が決定された。研磨サイクルを遂行 した後、ブランケット試験ウェハーはまた、しみが評価された。しみの評価は、無反射 領域、混濁領域等のような表面の異常の主観的な視覚検査を含む。
[0091] 第一の研磨サイクルの後、ノターン試験ウェハーは同様に、銅除去量及び銅除去 速度を決定するために評価され、しみの検査が実施された。パターン試験ウェハー はまた、第一の研磨サイクル後のディッシングの量を決定するために評価された。デ イツシングは CMP間の金属相互接続前駆体力 の金属(例えば、銅)の過度の不要 な除去として言及される。金属の過度の除去は、結果として相互接続構造中に不要 な窪みを生じる。デイツシングは、結果として生じる半導体構造 (例えば、集積回路) の電気特性に悪影響を与えるため望ましくない。図 1は、第一の研磨工程及び第二 の研磨工程後にディッシングが生じたパターンィ匕されたウェハーの概略図を示す。 パターンィ匕されたウェハー 1は、シリコン基板 16、エッチングされたトレンチを含むシリ コン基板 16上に形成されたシリコンォキシド層 14、シリコンォキシド層 14上に形成さ れたタンタルバリア層 12及びタンタルバリア層 12上に形成された銅層 10を含む。シ リコンォキシド層 14中のエッチングされたトレンチは、該トレンチが幅 Xを有し、トレン チと分離した残存するシリコンォキシド部分が幅 wを有するように形成される。第一の 研磨工程後のディッシングは、望ましくは第一の研磨工程後に平坦である銅層 10中 に形成される深さ yを有する窪みにより例示される。第二の研磨工程後のディッシング は、シリコンォキシド層 14の最上面より下のパターンィ匕されたウェハー中に広がる深 さ zを有する窪みにより例示される。望ましくは、第二の研磨工程後、シリコンォキシド 層 14の最上面と銅層 10の最上面は共平面となる。
[0092] パターン試験ウェハーのデイツシングは、パターン試験ウェハーの中心、中間及び 端における 100 m線のディッシングを測定 (例えば、表面形状測定装置を用いて) することにより評価された。幾つかの実施例において、パターン試験ウェハーのディ ッシングは第二の研磨サイクル後に再度評価された。平坦化効率がまた評価された 。平坦ィ匕効率は、高低を有するパターン試験ウェハー上の領域と高低を有さないパ ターン試験ウェハー上の領域との間の銅除去速度を比較することにより評価された。 平坦化効率は、以下の式: 平坦化効率 =段の高さの減少 Z除去された厚さ
で表わされる。
段の高さの減少は、高低を有するパターン試験ウェハー上の領域と高低を有さな いパターン試験ウェハー上の領域との間の銅層の厚さにおける差異("段")が研磨 により減少する量として言及される。除去された厚さは、高低を有さないパターン試験 ウェハー上の領域における銅層の厚さが研磨により減少する量として言及される。理 想的には、平坦ィ匕効率は可能な限り 1に近づき、そうすると銅層は高低を含む及び 含まない領域上に平坦な表面を有する。平坦化効率値は理論的には 1を超えないが 、平坦ィ匕比を計算するために使用されるパラメーターを測定するために使用される機 器の分解能力 結果として生じる不正確さにより、 1よりも大きな平坦ィ匕比が得られ得 る(例えば、以下の実施例 6参照)。

CE3 600 1800 2300 無 300 1000 上記の実施例は、本発明に従う第一の及び第二の研磨組成物が銅をベースとする 金属の CMPを実施するために効果的であることを実証する。実施例は、本発明に従 う第一の及び第二の研磨組成物の種々の成分が、結果として生じる組成物の性能を 最適化するために調整し得ることを更に説明する。同様に、実施例 14と比較例 3の 比較は、デイツシングの明らかな減少が慣用の研磨組成物に比して本発明に従う研 磨組成物により達成されることを説明する(CE3の"パターンィ匕ウェハー第二の研磨 デイツシング"は 1000 A、一方、 E14は 250A)。この減少は本発明に従う研磨組成 物中にホウ酸塩が存在し、及び慣用の組成物中にそのようなホウ酸塩が存在しな ヽ こと〖こ起因し得る。
本発明は、上記で列記された例示的な態様に関連して記載されて!、るが、公知で あるか又は現在予見できないか若しくは予測し得ないかにかかわらず、種々の代替 物、改変物、変形物、改善物及び Z又は実質的等価物と一緒になつてこの技術分 野で少なくとも通常の知識を有する者に明白となるであろう。従って、上記で示された ような本発明の例示的な態様は、説明するためのものであり、限定的なものでない。 種々の変形は本発明の精神及び範囲力も外れることなくなされ得る。従って、本発明 は、全ての公知のもの又は後に開発される代替物、改変物、変形物、改善物及び Z 又は実質的等価物を包含することを意図する。

Claims

請求の範囲
[I] 銅をベースとする金属の研磨組成物であって、研磨粒子、ホウ酸塩、酸化剤及び水 を含む組成物。
[2] 前記研磨粒子は 0. 02な 、し 0. 3 μ mの粒子径を有する酸ィ匕ジルコニウムを含み、 及び前記研磨粒子は研磨組成物の総質量に対して 0. 1な ヽし 10質量%の量で研 磨組成物中に存在する請求項 1記載の研磨組成物。
[3] 前記ホウ酸塩は、二ホウ酸アンモニゥム、四ホウ酸アンモニゥム、五ホウ酸アンモニゥ ム、二ホウ酸カリウム、五ホウ酸カリウム、二ホウ酸アンモニゥムと五ホウ酸アンモニゥ ムの組み合わせ、四ホウ酸アンモ-ゥムと五ホウ酸アンモ-ゥムの組み合わせ、及び 、二ホウ酸カリウムと五ホウ酸カリウムの組み合わせ力 なる群より選択され、前記ホウ 酸塩は研磨組成物の総質量に対して 0. 5ないし 10質量%の量で研磨組成物中に 存在する請求項 1記載の研磨組成物。
[4] 前記酸化剤は過酸化水素を含み、前記酸化剤は研磨組成物の総質量に対して 0. 0 5な ヽし 5質量%の量で研磨組成物中に存在する請求項 1記載の研磨組成物。
[5] 更に有機酸を含む請求項 1記載の研磨組成物。
[6] 前記有機酸はクェン酸、リンゴ酸、ニコチン酸、ダルコン酸、酒石酸及びこれらの混 合物からなる群より選択され、前記有機酸は研磨組成物の総質量に対して 0. 05な Vヽし 3質量%の量で研磨組成物中に存在する請求項 5記載の研磨組成物。
[7] 更にアミノ酸を含む請求項 1記載の研磨組成物。
[8] 前記アミノ酸は、グリシン、ァラニン、イソロイシン、ロイシン、パリン及びこれらの混合 物からなる群より選択され、前記アミノ酸は研磨組成物の総質量に対して 0. 001な Vヽし 10質量%の量で研磨組成物中に存在する請求項 7記載の研磨組成物。
[9] 更にピロリン酸塩を含む請求項 1記載の研磨組成物。
[10] 前記ピロリン酸塩は、ピロリン酸アンモ-ゥム、ピロリン酸カリウム及びこれらの混合物 力 なる群より選択され、前記ピロリン酸塩は研磨組成物の総質量に対して 0. 5ない し 10質量%の量で研磨組成物中に存在する請求項 9記載の研磨組成物。
[II] 更にヨウ素酸塩を含む請求項 1記載の研磨組成物。
[12] 前記ヨウ素酸塩は、ヨウ素酸アンモニゥム、ヨウ素酸カリウム及びこれらの混合物から なる群より選択され、前記ヨウ素酸塩は研磨組成物の総質量に対して 0. 5ないし 10 質量%の量で研磨組成物中に存在する請求項 11記載の研磨組成物。
[13] 更に界面活性剤を含む請求項 1記載の研磨組成物。
[14] 前記界面活性剤は、モノラウリン酸ソルビタン、モノパルミチン酸ソルビタン、モノステ アリン酸ソルビタン、モノォレイン酸ソルビタン、トリオレイン酸ソルビタン及びトリステア リン酸ソルビタンカゝらなる群より選択される 1種以上のソルビタン脂肪酸エステルを含 み、前記界面活性剤は研磨組成物の総質量に対して 0. 001ないし 3質量%の量で 研磨組成物中に存在する請求項 13記載の研磨組成物。
[15] 更に有機分散剤を含む請求項 1記載の研磨組成物。
[16] 前記有機分散剤は、セルロース、セルロース誘導体及びこれらの混合物からなる群 より選択され、前記有機分散剤は研磨組成物の総質量に対して 0. 2ないし 3質量% の量で研磨組成物中に存在する請求項 15記載の研磨組成物。
[17] 更に銅のための防鲭剤を含む請求項 1記載の研磨組成物。
[18] 前記銅のための防鲭剤は、ベンゾトリァゾール、ベンゾトリアゾール誘導体及びこれら の混合物力 なる群より選択され、前記防鲭剤は研磨組成物の総質量に対して 0. 0 001ないし 1質量%の量で研磨組成物中に存在する請求項 17記載の研磨組成物。
[19] 更に防腐剤を含む請求項 1記載の研磨組成物。
[20] 前記防腐剤は、ハロゲンィ匕シァノアルキルィ匕合物及びこれらの混合物力もなる群より 選択され、前記防腐剤は研磨組成物の総質量に対して 0. 001ないし 3質量%の量 で研磨組成物中に存在する請求項 19記載の研磨組成物。
[21] ホウ酸塩がホウ酸アンモ-ゥムであり、研磨組成物が 6. 5ないし 9の pHを有し、該 pH は研磨組成物への水酸ィ匕アンモ-ゥムの添カ卩により調整される請求項 1記載の研磨 組成物。
[22] 研磨組成物が 7. 5ないし 8. 5の pHを有する請求項 21記載の研磨組成物。
[23] ホウ酸塩がホウ酸カリウムであり、研磨組成物が 7ないし 10の pHを有し、該 pHは研 磨糸且成物への水酸ィ匕カリウム又は水酸ィ匕アンモ-ゥムの添カ卩により調整される請求 項 1記載の研磨組成物。
[24] 研磨組成物が 7. 5ないし 9. 5の pHを有する請求項 23記載の研磨組成物。 半導体基板を研磨する方法であって、
半導体基板 (該半導体基板の表面はその上に形成されたバリア層を有し、該バリア 層はその上に形成された銅層を有する。 )を位置決めすること、
前記位置決めされた半導体基板を第一の研磨組成物 (該第一の研磨組成物は、研 磨粒子、ホウ酸アンモ-ゥム、酸化剤及び水を含み、該第一の研磨組成物は 6. 5な いし 9の pHを有し、該 pHは第一の研磨組成物への水酸化アンモ-ゥムの添カ卩により 調整される。)で研磨すること、及び
前記研磨された半導体基板を第二の研磨組成物 (該第二の研磨組成物は、研磨粒 子、ホウ酸カリウム、酸化剤及び水を含み、該第二の研磨組成物は 7ないし 10の pH を有し、該 ρΗは第二の研磨組成物への水酸ィ匕カリウム又は水酸ィ匕アンモ-ゥムの添 加により調整される。)で更に研磨すること、
